1.塩形成基を含む基
本発明の化合物Aは、上記一般式(B1)で表される塩形成基を含む基を有する。以下、一般式(B1)中においてBで表される塩形成基を、「塩形成基B」と称す。
上記一般式(B1)に用いられる塩形成基Bは、酸性基の塩又は塩基性基の塩である。本発明の化合物においては、上記塩形成基Bは、酸性基の塩であることが好ましい。上記塩形成基Bが酸性基の塩であることで、本発明の化合物Aは感度により優れたラジカル重合開始剤として使用可能となるからである。ここで、酸性基の塩は、L1に結合したアニオン性基と、アニオン性基と塩を形成するカチオン成分と、を含むものである。また、塩基性基の塩は、L1に結合したカチオン性基と、カチオン性基と塩を形成するアニオン成分と、を含むものである。さらに、塩形成基Bに含まれるアニオンおよびカチオンの価数は、同じであればよい。例えば、塩形成基Bが酸性基の塩である場合において、アニオン性基が2価のアニオンである場合には、1価のカチオン成分を2つ含むものであってもよく、2価のカチオン成分を1つ含むものであってもよい。
上記酸性基の塩を構成するアニオン性基としては、所望の感度及び水への溶解性を化合物Aに付与できるものであればよいが、リン酸イオン基、カルボン酸イオン基、スルホン酸イオン基、リン酸エステルイオン基、硫酸エステルイオン基、硝酸エステルイオン基、亜リン酸イオン基、ホスホン酸イオン基、ホスフィン酸イオン基、スルフィン酸イオン基等を用いることができる。なかでも、カルボン酸イオン基(-COO-)、スルホン酸イオン基(-SO3 -)であることが好ましく、特に、カルボン酸イオン基(-COO-)であることが好ましい。本発明の化合物Aは感度により優れたラジカル重合開始剤として使用可能となるからである。
上記塩基性基の塩を構成するカチオン性基としては、1価以上のカチオン性基であればよく、例えば、3級スルホニウムカチオン基、3級オキソニウムカチオン基、4級ホスホニウムカチオン基、4級アンモニウムカチオン基、3級カルボカチオン等を挙げることができる。なかでも、4級アンモニウムカチオン基であることが好ましい。上記カチオン性基が上述の基であることで、上記カチオン成分は、上記アニオン性基との間で保存安定性が良好な塩を形成することができるからである。
一般式(B1)中のbは、1~10の整数を表し、L1に結合する酸性基の塩又は塩基性基の塩の数、すなわち、塩形成基Bの数を表す。本発明の化合物Aにおいては、bは、所望の感度及び水への溶解性を化合物Aに付与できるものであればよいが、1~5の整数であることが好ましく、なかでも、1~2の整数であることが好ましく、特に、1であることが好ましい。上記bの数が上述の範囲であることで、化合物Aは、分散安定性及び合成容易性に優れたものとなるからである。
R1~R8並びにR101及びR102に用いられる炭素原子数1~20のアルキル基としては、メチル、エチル、プロピル、iso-プロピル、ブチル、sec-ブチル、tert-ブチル、iso-ブチル、アミル、iso-アミル、tert-アミル、シクロペンチル、ヘキシル、2-ヘキシル、3-ヘキシル、シクロヘキシル、4-メチルシクロヘキシル、ヘプチル、2-ヘプチル、3-ヘプチル、iso-ヘプチル、tert-ヘプチル、1-オクチル、iso-オクチル、tert-オクチル、アダマンチル等が挙げられる。
(1)水に化合物Aを溶解し、測定用水溶液を調製する。
(2)測定用水溶液を、石英セル(光路長10mm、厚み1.25mm)に充填し、分光光度計(例えば、日本分光製可視紫外吸光度計V-670等)を用いて吸収スペクトルを測定する。測定用水溶液の吸収スペクトルは、予め水単体での吸収スペクトルを測定し、測定用水溶液の吸収スペクトルから水の吸収スペクトルを差し引いて補正したものを用いる。
次に、本発明のラジカル重合開始剤について説明する。
本発明のラジカル重合開始剤は、下記一般式(A)で表される化合物、すなわち、本発明の化合物Aを含むものである。
本発明の化合物Aは、上記一般式(A)で表される化合物Aである。この化合物Aについては、上記「A.化合物」の項に記載の内容と同様であるので、ここでの説明は省略する。
本発明のラジカル重合開始剤は、本発明の化合物Aを含むものであるが、必要に応じて、本発明の化合物A以外のラジカル重合開始剤化合物(以下、「他の開始剤化合物」とも称す)を含むことができる。本発明の化合物Aに他の開始剤化合物を組み合わせることで、長波長領域の光を効果的に吸収可能となり、本発明のラジカル重合開始剤は、感度により優れたものとなるからである。
本発明のラジカル重合開始剤は、本発明の化合物A及び上述の他の開始剤化合物以外のその他の成分を含むものであってもよい。このようなその他の成分としては、例えば、後述する「C.組成物」の「2.ラジカル重合性化合物」、「4.溶剤」、「5.樹脂成分」及び「6.その他の成分」の項に記載の内容を挙げることができる。その他の成分は、なかでも、上記「5.樹脂成分」の項に記載の非感光性樹脂を含むことが好ましい。本発明のラジカル重合開始剤の成形性、保存安定性に優れたものとなるからである。
次に、本発明の組成物について説明する。
本発明の組成物は、上記一般式(A)で表される化合物Aと、ラジカル重合性化合物と、を含むものである。
本発明の化合物Aの300nm以上600nm以下の範囲の最大吸収波長としては、露光光を吸収して、ラジカルを発生可能なものであればよいが、380nm以上であることが好ましい。このような本発明の化合物Aの最大吸収波長のより好ましい範囲については、上記「A.化合物A」の項に記載の内容と同様とすることができるため、ここでの説明は省略する。
本発明の組成物に係るラジカル重合性化合物は、ラジカル重合性基を有し、ラジカルにより重合可能な化合物である。ラジカル重合性基としては、例えば、(メタ)アクリル基、メタクリル基、ビニル基等のエチレン性不飽和二重結合等を挙げることができる。なお、(メタ)アクリルは、アクリル及びメタクリルを含む意味で用いるものである。また、(メタ)アクリレートは、アクリレート及びメタクリレートを含む意味で用いるものである。
本発明の組成物は、化合物Aを含むものであるが、必要に応じて、化合物A以外のラジカル重合開始剤化合物(他の開始剤化合物)を含むことができる。他の開始剤化合物の含有量及び種類等については、上記「B.ラジカル重合開始剤」の「2.その他のラジカル重合開始剤」の項に記載の内容と同様とすることができるので、ここでの説明は省略する。
本発明の組成物は、本発明の化合物A及びラジカル重合性化合物を含むものであるが、必要に応じて溶剤を含むことができる。溶剤は、本発明の化合物Aおよびラジカル重合性化合物等の各成分を分散又は溶解可能なものである。したがって、常温(25℃)大気圧下で液状であっても、本発明の化合物A、ラジカル重合性化合物は溶剤には含まれない。上記溶剤としては、水、有機溶剤の何れも用いることができる。溶剤としては、環境負荷低減、人体への影響低減、有機材料上に塗布する場合、有機材料の溶解抑制等の観点からは、水を含むものであることが好ましい。
本発明の組成物は、ラジカル重合性化合物以外の樹脂成分を含むものであってもよい。樹脂成分としては、カチオン重合性化合物、アニオン重合性化合物等の重合性基を有する重合性化合物、重合性基を有しない重合体等を挙げることができる。
本発明の組成物においては、カチオン重合性化合物としては、カチオン重合可能な重合性基を1以上有するものとすることができ、上記重合性基を1つ有する単官能化合物、上記重合性基を2以上有する多官能化合物を用いることができる。
本発明の組成物においては、アニオン重合性化合物としては、アニオン重合可能な重合性基を1以上有するものとすることができ、上記重合性基を1つ有する単官能化合物、上記重合性基を2以上有する多官能化合物を用いることができる。アニオン重合性化合物としては、例えば、エポキシ基を有するエポキシ化合物、ラクトン基を有するラクトン化合物、(メタ)アクリル基を有する化合物等を挙げることができる。
本発明の組成物においては、重合性化合物としては、光二量化可能な不飽和結合を有する感光基を有する化合物(以下、「感光基含有化合物」とも称す)も用いることができる。このような感光基及びそれを含む感光基含有化合物としては、特開2016-193985号公報に記載の内容と同様とすることができる。
上記重合体は、重合性基を有しないものである。このような重合体としては、繰り返し構造を含むものであればよく、感光性を有する感光性樹脂、感光性を有しない非感光性樹脂等を挙げることができる。
上記感光性樹脂は、感光性を有するものであり、例えば、酸発生剤と共に用いられ、酸の作用でエステル基またはアセタール基等の化学結合の切断等、現像液に対する溶解性が増加する方向に変化するポジ型樹脂を挙げることができる。このようなポジ型樹脂としては、例えば、特開2016-89085号公報に記載のレジストベース樹脂または化合物等を用いることができる。
上記非感光性樹脂としては、感光性を有しないものであればよく、例えば、ポリカーボネート(PC)、ポリエチレンテレフタレート(PET)、ポリエーテルサルホン、ポリビニルブチラール、ポリフェニレンエーテル、ポリアミド、ポリアミドイミド、ポリエーテルイミド、ノルボルネン系樹脂、アクリル樹脂、メタクリル樹脂、イソブチレン無水マレイン酸共重合樹脂、環状オレフィン系樹脂、ポリビニルアルコール、ポリエチレングリコール、ポリニビルピロリドン等の熱可塑性樹脂を挙げることができる。
これら重合体の重量平均分子量(Mw)は、本発明の組成物の用途等に応じて適宜設定されるものであるが、例えば、1500以上とすることができ、1500以上300000以下とすることができる。なお、上記重量平均分子量Mwは、例えば、東ソー(株)製のHLC-8120GPCを用い、溶出溶剤を0.01モル/リットルの臭化リチウムを添加したN-メチルピロリドンとし、校正曲線用ポリスチレンスタンダードをMw377400、210500、96000、50400、20650、10850、5460、2930、1300、580(以上、Polymer Laboratories社製 Easi PS-2シリーズ)及びMw1090000(東ソー(株)製)とし、測定カラムをTSK-GEL ALPHA-M×2本(東ソー(株)製)として測定して得ることができる。また、測定温度は40℃とすることができ、流速は1.0mL/分とすることができる。
本発明の組成物は、本発明の化合物A、ラジカル重合性化合物、他の重合開始剤、溶剤及び樹脂成分以外にも、必要に応じてその他の成分を含むことができる。その他の成分としては、カチオン重合性化合物と共に添加し得る、又は感光性化合物と共に酸発生剤として添加し得るカチオン重合開始剤、アニオン重合性化合物と共に添加し得るアニオン重合開始剤等の重合開始剤等を挙げることができる。
本発明の組成物の製造方法としては、上記各成分を所望の含有量となるように混合できる方法であればよく、公知の混合方法を用いることができる。本発明の組成物の用途としては、例えば、光照射により硬化する光硬化性組成物として用いることができる。なお、具体的な用途としては、上記「A.化合物」の項に記載の内容と同様とすることができる。
次に、本発明の硬化物について説明する。
本発明の硬化物は、本発明の組成物の硬化物である。以下、本発明の硬化物について詳細に説明する。なお、本発明の組成物については、上記「C.組成物」の項に記載の内容と同様とすることができる。
次に、本発明の硬化物の製造方法について説明する。
本発明の硬化物の製造方法は、本発明の組成物に光照射する工程を有するものである。以下、本発明の製造方法の各工程について詳細に説明する。
本工程は、本発明の組成物に対して光照射する工程である。本工程において、本発明の組成物に対して照射される光としては、本発明の化合物Aがラジカルを生成可能なものであればよい。光の波長としては、内部にまで充分に光を進入させるために波長ピーク300nm以上500nm以下のものが好ましく、なかでも、350nm以上500nm以下であることが好ましく、特に、380nm以上480nm以下であることが好ましく、なかでも特に、400nm以上470nm以下であることが好ましい。
本発明の硬化物の製造方法は、光照射する工程を含むものであるが、必要に応じてその他の工程を含むものであってもよい。その他の工程としては、例えば、光照射する工程前に実施される本発明の組成物の塗膜を形成する工程、光照射する工程後に実施される現像する工程、得られた塗膜を形成する工程後に実施される溶剤を除去する工程、光照射する工程後に実施される加熱する工程(ポストベーク工程)等を挙げることができる。また、本発明の組成物が熱ラジカル重合開始剤、熱カチオン重合開始剤、熱アニオン重合開始剤等の熱重合開始剤を含む場合、光照射する工程前後に、本発明の組成物を加熱して硬化させる工程を含むものであってもよい。
本発明の硬化物の製造方法により製造される硬化物及び用途等については、上記「D.硬化物」の項に記載の内容と同様とすることができる。
[実施例1-1]
9-オキソ-チオキサンテン-4-カルボン酸10.0gを塩化メチレン100mLに分散した。室温でN-ブチルジエタノールアミンを7.0g滴下した。30分撹拌することにより、均一の溶液になった。ロータリーエバポレーターにより濃縮し、ジエチルエーテル100mLで洗浄をすることにより、15.5gの下記式(61)で表される化合物を得た。得られた化合物のNMR及びIR結果を下記表1及び表2に示す。
9-オキソ-チオキサンテン-4-カルボン酸10.0gを塩化メチレン100mLに分散した。室温でエタノール42mLにKOH2.4gを溶解させた溶液を滴下した。30分撹拌することにより、均一の溶液になった。ロータリーエバポレーターにより濃縮し、ジエチルエーテル100mLで洗浄をすることにより、11.1gの下記式(1)で表される化合物を得た。得られた化合物のNMR及びIR結果を下記表1及び表2に示す。
ラジカル重合開始剤として、下記式(101)で表される化合物(BASF社製IRGACURE2959、以下、「化合物101」とも称す)を準備した。
ラジカル重合開始剤として、下記式(102)で表される化合物(BASF社製IRGACURE184、以下、「化合物102」とも称す)を準備した。
ラジカル重合開始剤として、下記式(103)で表される化合物(ベンゾフェノン、以下、「化合物103」とも称す)を準備した。
ラジカル重合開始剤として、下記式(104)で表される化合物(カンファーキノン、以下、「化合物104」とも称す)を準備した。
反応フラスコにフェニル(2,4,6-トリメチルベンゾイル)ホスフィン酸5.0g(17.3mmol)、ジクロロメタン50mlを入れ、室温で攪拌しながら、完全に溶解させた。N-ブチルジエタノールアミン2.8g(17.3mmol)を加え、そのまま室温で5時間攪拌を継続した。反応溶液を脱溶媒し、10℃以下迄冷却して固化した残渣をヘキサンで洗浄し、減圧乾燥後、淡黄色の結晶として収量7.5g(収率97.4%)で、下記式(105)で表されるアシルホスフィン酸塩(以下、「化合物105」とも称す)を得た。なお、このアシルホスフィン酸塩は、上記化合物Iに該当する化合物であり、ラジカル重合開始剤として機能する化合物である。
ラジカル重合開始剤として、下記式(106)で表される化合物(チオキサントンカルボン酸、以下、「化合物106」とも称す)を準備した。
実施例及び比較例で得た化合物について、下記の評価を行った。
温度25℃、相対湿度(RH)65%の環境下で、100gの脱イオン水をスターラーで撹拌しながら、実施例及び比較例で得た化合物を0.1g毎に徐々に溶解していき、溶けなくなった(浮遊や沈殿、析出、白濁が見られた)時点での溶解量を測定することで、水への溶解度(質量部)を得た。結果を下記表3に示す。
(1)実施例及び比較例で得た化合物を、脱イオン水に溶解し、測定用水溶液として、0.1質量%水溶液を得た。
(2)測定用水溶液を、石英セル(光路長10mm、厚み1.25mm)に充填し、分光光度計(例えば、日本分光製可視紫外吸光度計V-670等)を用いて吸収スペクトルを測定した。
(3)得られた吸収スペクトルから、300nm以上600nm以下の範囲の最大吸収波長を得た。結果を下記表3に示す。なお、下記比較例1-2~4及び比較例1-6は、水への溶解性が低かったため、溶媒としてアセトニトリルに溶解した測定用溶液を用いて測定した。また、吸収スペクトルは、予め溶媒単体での吸収スペクトルを測定し、測定用溶液の吸収スペクトルから溶媒の吸収スペクトルを差し引いて補正したものを用いた。
[製造例1:感光基及び水酸基を有している水溶性重合体水溶液No.1]
1000部のイオン交換水を入れた反応フラスコに水酸基含有ポリマーとしてニチゴーG-Polymer OKS-1083(鹸化度99;日本合成化学工業製)138部をゆっくり投入し、1時間攪拌した後、90℃まで加温して完全に溶解させた。40℃まで冷却し、水酸基の2mol%分の感光基付与剤としてホルミルスチリルピリジニウムとリン酸0.7部を投入し、40℃で2時間攪拌を継続した。溶液を室温まで冷却後、固形分が15質量%となるよう、イオン交換水を追加し、室温で更に1時間攪拌を行ない、5μmフィルターでろ過した後、イオン交換水を加えて固形分を10質量%に調整し、感光基及び水酸基を有している水溶性重合体水溶液No.1を得た。
1000部のイオン交換水を入れた反応フラスコに水酸基含有ポリマーとしてゴーセノールGL-05(鹸化度87;日本合成化学工業製)138部をゆっくり投入し、1時間攪拌した後、90℃まで加温して完全に溶解させた。50℃まで冷却し、感光性付与剤として水酸基の2mol%分のN-メチロールアクリルアミドとp-トルエンスルホン酸0.1部を投入し、50℃3時間攪拌を継続した。溶液を室温まで冷却後、イオン交換水を追加し、室温で更に1時間攪拌を行ない、5μmフィルターでろ過した後、イオン交換水を加えて固形分を10質量%に調整し、ラジカル重合性基及び水酸基を有している水溶性重合体水溶液No.1を得た。
ポリビニルアルコールゴーセノールNL-05(鹸化度98;日本合成化学工業製)10.0gを、攪拌しているイオン交換水90.0gにゆっくり添加し、そのまま室温で1時間攪拌した。その後、内温を85℃から90℃に調整し、2時間攪拌を継続した。溶解を確認した後に、室温まで冷却し、1μmフィルターでろ過した後、イオン交換水を加えて固形分を10質量%に調整し、ポリビニルアルコール水溶性重合体水溶液No.1を得た。
ゴーセネックスZ-200(鹸化度99;日本合成化学工業製)10.0gを、攪拌しているイオン交換水90.0gにゆっくり添加し、そのまま室温で1時間攪拌した。その後、内温を85℃から90℃に調整し、2時間攪拌を継続した。溶解を確認した後に、室温まで冷却し、1μmフィルターでろ過し、ポリビニルアルコール水溶性重合体水溶液No.2を得た。
ポリビニルピロリドンとしてK90(日本触媒製)10.0gを、攪拌しているイオン交換水90.0gにゆっくり添加し、そのまま室温で1時間攪拌した。その後、内温を85℃から90℃に調整し、2時間攪拌を継続した。溶解を確認した後に、室温まで冷却し、1μmフィルターでろ過し、ポリピロリドン水溶液No.1を得た。
下記表4~表9に記載の配合に従って、各成分を室温で1時間撹拌して、組成物を得た。なお、表中の配合の数値は質量部を表す。また、実施例2-13は、ラジカル重合性基及び水酸基を有している水溶性重合体水溶液No.1(固形分10質量%)を400質量部と、ポリビニルアルコール変性水溶性重合体水溶液No.2(固形分10質量%)を400質量部と、を含むため、これらの重合体水溶液に由来する水を720質量部含むものである。また、表中の各成分の符号は、下記の成分を表す。得られた実施例及び比較例の組成物について、下記の手順で評価を行った。
各組成物について1時間撹拌直後の状態を目視で確認し、以下の基準で評価した。
○:透明均一~微白濁
△:白濁
×:相溶しない、ゲル化または不溶物が見られる
評価が○であるものは、ラジカル重合開始剤が組成物に十分に分散又は溶解し、評価が△であるものは、ラジカル重合開始剤が分散しており、ラジカル重合開始剤は、組成物への相溶性に優れると判断できる。また、評価が×であるものは、ラジカル重合開始剤が組成物中で凝集又は沈殿しており、組成物への溶解性が低いと判断できる。
実施例及び比較例の組成物を使用し、ガラス基板上にアプリケーターで塗布し、各波長で露光(500mJ/cm2)後、表面にべたつきの無い試験片は23℃のイオン交換水に30秒浸漬し、120℃で10分乾燥した後の膜厚の変化を確認した(水に浸漬せず、露光、乾燥のみの塗布膜の膜厚は10μmであった)。使用した光源は高圧水銀灯(波長365nm換算17mW/cm2)ならびに各波長LED光源(365nm,385nm,395nm,405nm,420nm,450nm,470nm)の波長を用いて硬化試験を行った。
◎:水に浸漬乾燥後、膜厚変化が5%以内
〇:水に浸漬乾燥後、膜厚変化が20%未満
△:水に浸漬乾燥後、膜厚変化が20%以上だが、膜が残存した場合
×:水に浸漬乾燥後何も残存しない
なお、評価が◎~○であるものは、十分に硬化しており感度が高いと判断できる。また、◎、〇、△の順で硬化に優れ、感度が高いと判断できる。また、評価が×であるものは、十分に硬化せず、感度が低いと判断できる。

Z2は、>CR102 2、>NR101、>O、>S、>S=O又は>C=Oを表し、
R1、R2、R3、R4、R5、R6、R7及びR8は、それぞれ独立に、水素原子、CN、NO2、水酸基、炭素原子数1~20のアルキル基、アルキル基で置換されていてもよい炭素原子数6~30のアリール基、アルキル基で置換されていてもよい炭素原子数7~30のアリールアルキル基、炭素原子数2~20の複素環含有基又は下記一般式(B1)、
(一般式(B1)中、L1は、直接結合又はb+1価の結合基を表し、
Bは、酸性基の塩又は塩基性基の塩を表し、
bは、1~10の整数を表し、
*は、ベンゼン環との結合箇所を表す。)で表される塩形成基を含む基を表し、
R1、R2、R3、R4、R5、R6、R7及びR8の少なくとも1つは、前記塩形成基を含む基であり、

R1、R2、R3、R4、R5、R6、R7及びR8並びにR101及びR102に用いられるアルキル基、アルキル基で置換されていてもよいアリール基、アルキル基で置換されていてもよいアリールアルキル基及び複素環含有基中のメチレン基の1つ又は2つ以上が、炭素-炭素二重結合、-O-、-S-、-CO-、-O-CO-、-CO-O-、-OCO-O-、-O-CO-O-、-S-CO-、-CO-S-、-S-CO-O-、-O-CO-S-、-CO-NH-、-NH-CO-、-NH-CO-O-、-NR’-、-S-S-、-SO2-又はこれらから選ばれた基を酸素原子が隣り合わない条件で組み合わせた基で置換されていてもよく、
R1及びR2、R2及びR3、R3及びR4、R5及びR6、R6及びR7、R7及びR8の隣接する基同士が、互いに結合して環を形成してもよく、一般式(A)中の3員環を構成するベンゼン環と縮合環を形成してもよく、
R’は、水素原子又は炭素原子数1~8のアルキル基を表す。)で表される化合物を含有することを特徴とするラジカル重合開始剤。 - 前記化合物の300nm以上600nm以下の範囲における最大吸収波長が380nm以上である請求項1に記載のラジカル重合開始剤。
- 前記Z1及び前記Z2の組合せが、>S及び>C=Oの組合せである請求項1または請求項2に記載のラジカル重合開始剤。
- 前記Bが酸性基の塩であり、
前記L1が直接結合である請求項1~3のうちいずれか一項記載のラジカル重合開始剤。 - 前記Bが酸性基の塩であり、
前記酸性基の塩を構成するアニオン性基が、カルボン酸イオン基である請求項1~4のうちいずれか一項記載のラジカル重合開始剤。 - 前記Bが酸性基の塩であり、
前記酸性基の塩を構成するカチオン成分が、アルカリ金属イオン、アルカリ土類金属イオン又はアミン系カチオンである請求項1~5のうちいずれか一項記載のラジカル重合開始剤。 - 前記化合物の水100質量部に対する溶解度が0.5質量部以上である請求項1~6のうちいずれか一項記載のラジカル重合開始剤。
- さらに、下記一般式(I)、
(一般式(I)中、X1は、置換基を有していてもよい炭素原子数6~15のアリール基を表し、
X2は炭素原子数1~8の直鎖のアルキル基、炭素原子数3~8の分岐を有するアルキル基、炭素原子数1~8の直鎖のアルコキシ基、炭素原子数3~8の分岐を有するアルコキシ基、または置換基を有していてもよい炭素原子数6~15のアリール基を表し、

mは、1~3の数を表し、
X1及びX2に用いられるアリール基並びにX2に用いられるアルキル基、アルコキシ基中の水素原子の1つ又は2つ以上が、エチレン性不飽和基、ハロゲン原子、アシル基、アシルオキシ基、置換アミノ基、スルホンアミド基、スルホニル基、カルボキシル基、シアノ基、スルホ基、水酸基、ニトロ基、メルカプト基、イミド基、カルバモイル基、スルホンアミド基、ホスホン酸基又はリン酸基で置換されていてもよく、
X1及びX2に用いられるアリール基並びにX2に用いられるアルキル基、アルコキシ基中のメチレン基の1つ又は2つ以上が、炭素-炭素二重結合、-O-、-S-、-CO-、-O-CO-、-CO-O-、-OCO-O-、-O-CO-O-、-S-CO-、-CO-S-、-S-CO-O-、-O-CO-S-、-CO-NH-、-NH-CO-、-NH-CO-O-、-NR’-、-S-S-、-SO2-又はこれらから選ばれた基を酸素原子が隣り合わない条件で組み合わせた基で置換されていてもよく、
