Abstract
Description
도 2는 옥틸아민 캡핑 물질로 코팅된 나노입자의 도식이다.
도 3은 a) 단지 반도체 코어로 구성된 입자, b) 본 발명의 제1 측면의 실시예에 따른 반도체 코어와 금속 산화물 쉘로 구성된 입자, c) 본 발명의 제1 측면의 다른 실시예에 따른 반도체 코어, 다른 반도체 물질인 버퍼층, 및 외각 금속-산화물 쉘로 구성된 입자를 나타내는 도식도이다.
도 4는 아래 예 3에 설명된 바와 같이 준비된 본 발명의 제1 측면의 실시예에 따른 반도체/금속 산화물(InP/Fe2O3) 코어/쉘 나노입자를 나타내는 도식도이다.
도 5는 아래 예 4에 따라 생산된 InP 및 InP/In2O3 나노입자들의 광발광 스펙트럼을 도시한 것이다.
도 6은 아래 예 5에 설명된 바와 같이 준비된 증가하는 Fe2O3 쉘 두께를 갖는 본 발명의 제5 측면의 실시예에 따른 CdSe/γ-Fe2O3의 광발광 스펙트럼을 도시한 것이다.

Claims (17)
- 주기율표의 13족 및 15족 원소를 포함하는 반도체 물질을 포함하는 코어; 그리고,
주기율표의 13족 금속 원소를 포함하는 금속 산화물을 포함하는 제1 쉘 층; 및
상기 제1 쉘 층 상에 제2 쉘 층을 더 포함하며,
상기 제2 쉘 층은 주기율표의 12족 및 16족 원소를 포함하는 제2 반도체물질을 포함하는 나노입자. - 청구항 1에 있어서,
상기 코어의 13족 원소는 인듐이고, 상기 코어의 15족 원소는 인인 나노입자. - 청구항 1 또는 청구항 2에 있어서,
상기 금속 산화물은 인듐 산화물인 나노입자. - 삭제
- 청구항 1에 있어서,
상기 제2 쉘 층의 12족 원소는 아연이고, 상기 제2 쉘 층의 16족 원소는 황인 나노입자. - 청구항 1에 있어서,
상기 나노입자는 상기 제2 쉘 층 상에 제3 쉘 층을 더 포함하고, 상기 제3 쉘 층은 주기율표의 12족 원소를 포함하는 금속 산화물을 포함하는 나노입자. - 청구항 6에 있어서,
상기 제3 쉘 층의 금속 산화물은 아연 산화물인 나노입자. - 나노입자 제조 방법에 있어서,
제1 물질을 포함하는 코어를 형성하고; 그리고,
상기 코어 상에 제2 물질을 포함하는 제1 층을 형성함을 포함하며,
상기 제1 물질은 주기율표의 13 족 및 15족 원소를 포함하는 반도체 물질이고, 상기 코어는 15족 전구체를 과량의 13족 카르복실레이트 화합물와 반응시킴으로써 형성되고,
상기 제2 물질은 주기율표의 13족 금속 원소를 포함하는 금속 산화물이고, 상기 제1 층은 긴 체인 알코올(long chain alcohol)이 존재하는 상기 코어 상에 형성되는 나노입자 제조 방법. - 청구항 8에 있어서,
상기 코어의 성장을 개시하기 위해 코어 전구체들의 존재하에서 시딩 분자 클러스터가 용매에 배치되는 나노입자 제조 방법. - 청구항 8에 있어서,
상기 제1 물질은 인듐 포스파이드인 나노입자 제조 방법. - 청구항 8 내지 청구항 10 중 어느 한 청구항에 있어서,
상기 제2 물질은 인듐 산화물인 나노입자 제조 방법. - 청구항 8 내지 청구항 10 중 어느 한 청구항에 있어서,
상기 나노입자 제조 방법은 상기 제1 층상에 제2 층을 형성함을 더 포함하며,
상기 제2 층은 주기율표 12족 및 16족 원소를 포함하는 반도체 물질을 포함하는 나노입자 제조 방법. - 청구항 12에 있어서,
상기 제2 층의 반도체 물질은 아연 설파이드인 나노입자 제조 방법. - 청구항 12에 있어서,
상기 나노입자 제조 방법은 상기 제2 층상에 제3 층을 형성함을 더 포함하며, 상기 제3 층은 주기율표의 12족 원소를 포함하는 금속 산화물인 나노입자 제조 방법. - 청구항 14에 있어서,
