Abstract
Description
図1は、本発明の一実施形態に係る光電変換装置の一例を示す斜視図である。また、図2は、図1の光電変換装置11のXZ断面図である。なお、図1および図2には、光電変換セル10の配列方向(図1の図面視左右方向)をX軸方向とする右手系のXYZ座標系が付されている。
次に、上記構成を有する光電変換装置11の製造プロセスについて説明する。図5~11は、光電変換装置10の製造途中の様子を示す断面図である。なお、図5~11に示す断面図は、図2に示す断面に対応する部分の製造途中の様子を示す。
なお、本発明は上述の実施の形態に限定されるものではなく、本発明の要旨を逸脱しない範囲において種々の変更、改良などが可能である。

Claims (5)
- 基板上に設けられた、第1の下部電極層および第2の下部電極層が一方向に離れて平面配置されている下部電極層と、
前記第1の下部電極層上から前記基板上を経て前記第2の下部電極層上にかけて設けられた、多結晶構造を有する第1導電型の第1の半導体層と、
該第1の半導体層上に設けられた前記第1導電型とは異なる第2導電型の第2の半導体層と、
前記第1の半導体層の表面に沿って、または前記第1の半導体層を貫通して設けられた、前記第2の半導体層と前記第2の下部電極層とを電気的に接続する接続導体とを備え、
前記第1の半導体層は、前記接続導体と前記第2の下部電極層との接続部の近傍における結晶の平均粒径が前記第1の下部電極層の近傍における結晶の平均粒径よりも大きいことを特徴とする光電変換装置。 - 前記接続部の近傍における結晶の平均粒径が前記第1の下部電極層の近傍における結晶の平均粒径の2~100倍である、請求項1に記載の光電変換装置。
- 前記第1の半導体層は、金属カルコゲナイドおよびアルカリ金属元素を含んでいるとともに、前記接続導体と前記第2の下部電極層との接続部の近傍におけるアルカリ金属元素の原子数が前記第1の下部電極層の近傍におけるアルカリ金属元素の原子数よりも大きい、請求項1または2に記載の光電変換装置。
- 前記金属カルコゲナイドはI-III-VI族化合物である、請求項3に記載の光電変換装置。
- 前記接続導体はガラスを含んでいる、請求項1乃至4のいずれかに記載の光電変換装置。
