上記1,2-キノンジアジド化合物としては、好ましくは1,2-ナフトキノン-2-ジアジド-5-スルホニルクロリド、1,2-ナフトキノン-2-ジアジド-4-スルホニルクロリドなどの1,2-キノンジアジドスルホン酸化合物などが好適に用いられる。
より好ましくは、ヒドロキシ基またはアミノ基(ヒドロキシ基とアミノ基の両方を有する場合は、それらの合計量)の内、好ましくは10乃至100モル%、特に好ましくは20乃至95モル%が、1,2-キノンジアジドスルホン酸化合物でエステル化またはアミド化されてなるキノンジアジド化合物が用いられる。
本発明において、上記キノンジアジド化合物は、単独でまたは2種以上の組み合わせで使用することができる。
(C)成分は、シルセスキオキサンであって、具体的には[(RSiO3/2)n](式中、Rは一価の有機基を表す。)で表されるポリシロキサンである。(C)成分の構造は、ランダム構造、ハシゴ型構造、完全かご型構造または不完全かご型構造などのいずれであってもよく、特に限定されるものではない。また、(C)成分は、単独または2種以上の組み合わせからなるシルセスキオキサンを用いることができる。
(D)溶剤は、前記(A)成分、(B)成分および(C)成分を溶解し、且つ、所望により添加される後述の(E)成分乃至(I)成分やその他の成分などを溶解する溶解能を有する溶剤であれば、その種類および構造などは特に限定されるものでない。
本発明のポジ型感光性樹脂組成物は、上述したように、(A)成分、(B)成分および(C)成分を(D)溶剤に溶解して構成されるが、その他に、それぞれ以下に説明する(E)乃至(I)の各成分を含有することも可能である。
(E)成分は、熱酸発生剤であり、ポストベーク時に熱分解して酸を発生する化合物、具体的には、150℃乃至250℃で熱分解して酸を発生する化合物であれば特に限定されるものではない。そのような化合物としては、例えば、ビス(トシルオキシ)エタン、ビス(トシルオキシ)プロパン、ビス(トシルオキシ)ブタン、p-ニトロベンジルトシレート、o-ニトロベンジルトシレート、1,2,3-フェニレントリス(メチルスルホネート)、p-トルエンスルホン酸ピリジニウム塩、p-トルエンスルホン酸モルフォニウム塩、p-トルエンスルホン酸メチルエステル、p-トルエンスルホン酸エチルエステル、p-トルエンスルホン酸プロピルエステル、p-トルエンスルホン酸ブチルエステル、p-トルエンスルホン酸イソブチルエステル、p-トルエンスルホン酸フェネチルエステル、シアノメチルp-トルエンスルホネート、2,2,2-トリフルオロエチルp-トルエンスルホネート、2-ヒドロキシブチルp-トシレート、N-エチル-4-トルエンスルホンアミド、ジフェニルヨードニウムクロリド、ジフェニルヨードニウムトリフルオロメタンスルホネート、ジフェニルヨードニウムメシレート、ジフェニルヨードニウムトシレート、ジフェニルヨードニウムブロミド、ジフェニルヨードニウムテトラフルオロボレート、ジフェニルヨードニウムヘキサフルオロアンチモネート、ジフェニルヨードニウムヘキサフルオロアルセネート、ビス(p-tert-ブチルフェニル)ヨードニウムヘキサフルオロホスフェート、ビス(p-tert-ブチルフェニル)ヨードニウムメシレート、ビス(p-tert-ブチルフェニル)ヨードニウムトシレート、ビス(p-tert-ブチルフェニル)ヨードニウムトリフルオロメタンスルホネート、ビス(p-tert-ブチルフェニル)ヨードニウムテトラフルオロボレート、ビス(p-tert-ブチルフェニル)ヨードニウムクロリド、ビス(p-クロロフェニル)ヨードニウムクロリド、ビス(p-クロロフェニル)ヨードニウムテトラフルオロボレート、トリフェニルスルホニウムクロリド、トリフェニルスルホニウムブロミド、トリ(p-メトキシフェニル)スルホニウムテトラフルオロボレート、トリ(p-メトキシフェニル)スルホニウムヘキサフルオロホスホネート、トリ(p-エトキシフェニル)スルホニウムテトラフルオロボレート、トリフェニルホスホニウムクロリド、トリフェニルホスホニウムブロミド、トリフェニルスルホニウムトリフルオロメタンスルホネート、トリ(p-メトキシフェニル)ホスホニウムテトラフルオロボレート、トリ(p-メトキシフェニル)ホスホニウムヘキサフルオロホスホネートおよびトリ(p-エトキシフェニル)ホスホニウムテトラフルオロボレートなどを挙げることができる。
(F)成分は、ベンゼン環に直結したビニル基を2個以上有する化合物であり、ここで該化合物は、同一のベンゼン環にビニル基を2個以上有する化合物であってもよいし、或いは2つ以上のベンゼン環を含む化合物の場合、異なるベンゼン環に結合したビニル基の合計が2個以上である化合物のいずれであってもよい。(F)成分の化合物を本発明のポジ型感光性樹脂組成物に添加することで、(A)成分との熱硬化性が向上して硬度を向上させることができる。
ベンゼン環に直結したビニル基を2個以上有する化合物の具体例は、o-ジビニルベンゼン、m-ジビニルベンゼン、p-ジビニルベンゼン、4,4’-ジビニルビフェニル、Tris-(4-ビニルフェニル)メタンおよび4,4’-オキシビス(ビニルベンゼン)などである。(F)成分としては、ベンゼン環に直結したビニル基を2個以上有する化合物を単独でまたは2種以上組み合わせて使用することができる。
(G)成分は、エポキシ基を側鎖に有するアクリル重合体である。エポキシ基を側鎖に有するアクリル重合体を本発明の感光性樹脂組成物中に添加することで、現像時の未露光部の膜減りを抑制することができる。なお、(G)成分のアクリル共重合体は、複数種のエポキシ基を側鎖に有するアクリル共重合体の混合物を用いることができる。
(H)成分は、密着促進剤である。密着促進剤を用いることで、ポジ型感光性樹脂組成物の硬化膜と現像後の基板との密着性を向上させることができる。
(I)成分は、界面活性剤である。界面活性剤を用いることにより、ポジ型感光性樹脂組成物の塗布性を向上させることができる。(I)成分は、単独または2種以上を組み合わせて使用することができる。
本発明のポジ型感光性樹脂組成物は、上述したように、(E)成分乃至(I)成分を含有することが可能であるが、さらに本発明の効果を損なわない限りにおいて、必要に応じてその他の成分を含有することもできる。その他の成分としては、例えば、レオロジー調整剤、顔料、染料、保存安定剤、消泡剤または多価フェノールおよび多価カルボン酸などの溶解促進剤などの添加剤が挙げられる。
本発明のポジ型感光性樹脂組成物は、
(A)成分として末端に不飽和結合を有する側鎖を持つアルカリ可溶性アクリル重合体と、
(B)成分としてキノンジアジド化合物と、
(C)成分としてシルセスキオキサンとを、
(D)溶剤に溶解して構成されたものである。
このポジ型感光性樹脂組成物は、さらに、それぞれ所望により、
(E)成分として熱酸発生剤、
(F)成分としてベンゼン環に直結したビニル基を2個以上有する化合物、
(G)成分としてエポキシ基を側鎖に有するアクリル重合体、
(H)成分として密着促進剤、
(I)成分として界面活性剤
およびその他の成分として上述の添加剤の内の1種以上を含有することができる。
[1](A)成分100質量部に基づいて、5乃至100質量部の(B)成分、5乃至100質量部の(C)成分を含有し、これらが(D)溶剤に溶解されたポジ型感光性樹脂組成物。
[2]上記[1]の組成物において、さらに(E)成分を(A)成分100質量部に基づいて0.1乃至30質量部含有するポジ型感光性樹脂組成物。
[3]上記[1]または[2]の組成物において、さらに(F)成分を(A)成分100質量部に基づいて1乃至40質量部含有するポジ型感光性樹脂組成物。
[4]上記[1]、[2]または[3]の組成物において、さらに(G)成分を(A)成分100質量部に基づいて0.5乃至40質量部含有するポジ型感光性樹脂組成物。
[5]上記[1]、[2]、[3]または[4]の組成物において、さらに(H)成分を(A)成分100質量部に基づいて20質量部以下の量で含有するポジ型感光性樹脂組成物。
[6]上記[1]、[2]、[3]、[4]または[5]の組成物において、さらに(I)成分をポジ型感光性樹脂組成物100質量部に対し1.0質量部以下の量で含有するポジ型感光性樹脂組成物。
次に、本発明のポジ型感光性樹脂組成物を用いて塗膜を形成し、その後、光照射および熱硬化させて硬化膜を得る方法について説明する。
以下の実施例で用いる略記号の意味は、次の通りである。
AA:アクリル酸
MAA:メタクリル酸
MMA:メチルメタクリレート
GMA:グリシジルメタクリレート
DCPM:ジシクロペンタニルメタクリレート
THPA:1,2,3,6-テトラヒドロフタル酸無水物
PA:フタル酸無水物
ACSQ:アクリロイル基修飾シルセスキオキサン
MACSQ:メタクリロイル基修飾シルセスキオキサン
DVB:ジビニルベンゼン(異性体混合物)
AIBN:アゾビスイソブチロニトリル
BTEAC:ベンジルトリエチルアンモニウムクロリド
TAG1:トリフェニルスルホニウムトリフルオロメタンスルホネート
TAG2:ジフェニルヨードニウムトリフルオロメタンスルホネート
TAG3:2-メチル-α-[5-[(プロピルスルホニル)オキシ]イミノ]-(5H)-2-チエニリデン]ベンゼンアセトニトリル(前記式(6)で表される化合物)
PGMEA:プロピレングリコールモノメチルエーテルアセテート
NMP:n-メチル-2-ピロリドン
QD:α,α,α’-トリス(4-ヒドロキシフェニル)-1-エチル-4-イソプロピルベンゼン1molと1,2-ナフトキノン-2-ジアジド-5-スルホニルクロリド2molとの縮合反応によって合成される化合物
MPTS:3-メタクリロイルオキシプロピルトリメトキシシラン
UPS:γ-ウレイドプロピルトリエトキシシラン
R30:DIC(株)製 メガファック R-30(商品名)
以下の合成例に従い得られた特定共重合体および特定架橋体の数平均分子量および重量平均分子量を、日本分光(株)製GPC装置(Shodex(登録商標)カラムKF803LおよびKF804L)を用いて、溶出溶媒テトラヒドロフランを流量1ml/分でカラム中に(カラム温度40℃)流して溶離させるという条件で測定した。尚、下記の数平均分子量(以下、Mnと称す。)および重量平均分子量(以下、Mwと称す。)は、ポリスチレン換算値にて表される。
共重合体を構成するモノマー成分として、GMA(40.0g)およびDCPM(40.0g)を使用し、ラジカル重合開始剤としてAIBN(2g)を使用し、これらを溶剤PGMEA(120g)中において重合反応させることにより、Mn6,300、Mw10,600である共重合体溶液(共重合体濃度:40質量%)を得た(P1)。尚、重合温度は、温度60℃乃至100℃に調整した。
上記共重合体(P1)200gに、AA(20.0g)、BTEAC(1.1g)およびPGMEA(31.7g)を加えて反応させることにより、Mn7,300、Mw13,600の(A)成分(特定共重合体)の溶液(特定共重合体濃度:40質量%)を得た(P2)。尚、反応温度は90乃至120℃に調整した。
上記特定共重合体溶液(P2)252.8gに、THPA(42.8g)およびPGMEA(107g)を加えて反応させることにより、Mn7,900、Mw13,600の(A)成分(特定共重合体)の溶液(特定共重合体濃度:40質量%)を得た(P3)。尚、反応温度は80乃至100℃に調整した。
共重合体を構成するモノマー成分として、GMA(20.0g)およびMMA(20.0g)を使用し、ラジカル重合開始剤としてAIBN(1g)を使用し、これらを溶剤PGMEA(95.7g)中において重合反応させることにより、Mn4,300、Mw8,400である共重合体溶液(共重合体濃度:30質量%)を得た(P4)。尚、重合温度は60℃乃至100℃に調整した。
上記特定共重合体溶液(P2)252.8gに、PA(43.9g)およびPGMEA(110g)を加えて反応させることにより、Mn7,800、Mw13,900の(A)成分(特定共重合体)の溶液(特定共重合体濃度:40質量%)を得た(P5)。尚、反応温度は80乃至100℃に調整した。
共重合体を構成するモノマー成分として、MAA(40.0g)およびDCPM(40.0g)を使用し、ラジカル重合開始剤としてAIBN(2g)を使用し、これらを溶剤PGMEA(120g)中において重合反応させることにより、Mn5,100、Mw9,800である共重合体溶液(共重合体濃度:40質量%)を得た(P6)。尚、重合温度は60℃乃至100℃に調整した。
上記共重合体(P6)200gに、GMA(33.0g)、BTEAC(1.1g)およびPGMEA(49.5g)を加えて反応させることにより、Mn6,500、Mw12,900の(A)成分(特定共重合体)の溶液(特定共重合体濃度:40質量%)を得た(P7)。尚、反応温度は90乃至120℃に調整した。
共重合体を構成するモノマー成分として、GMA(20.0g)およびMPTS(20.0g)を使用し、ラジカル重合開始剤としてAIBN(1g)を使用し、これらを溶剤PGMEA(120g)中において重合反応させることにより、Mn3,700、Mw7,300である共重合体溶液(共重合体濃度:30質量%)を得た(P8)。尚、重合温度は60℃乃至100℃に調整した。
次の表1に示す組成に従い、(A)成分の溶液に、(B)成分および(C)成分、さらに(D)溶剤および(E)乃至(I)成分を所定の割合で混合し、室温で3時間撹拌して均一な溶液とすることにより、各実施例および各比較例のポジ型感光性樹脂組成物を調製した。
実施例1乃至7および比較例1乃至3の各ポジ型感光性樹脂組成物をシリコンウェハ上にスピンコータを用いて塗布した後、温度100℃で120秒間ホットプレート上においてプリベークを行い、膜厚2.5μmの塗膜を形成した。膜厚は、後述する種々の評価試験も含め、FILMETRICS社製のF20を用いて測定した。
この塗膜に、キヤノン(株)製の紫外線照射装置PLA-600FAにより、365nmにおける光強度が5.5mW/cm2の紫外線を一定時間照射した。その後、0.4質量%の水酸化テトラメチルアンモニウム(以下、TMAHと称す。)水溶液に60秒間浸漬することで現像を行った後、超純水で20秒間流水洗浄を行った。露光部において溶け残りのなくなる最低の露光量(mJ/cm2)を感度とした。
実施例1乃至7および比較例1乃至3の各ポジ型感光性樹脂組成物をシリコンウェハ上にスピンコータを用いて塗布した後、温度100℃で120秒間ホットプレート上においてプリベークを行い、膜厚2.5μmの塗膜を形成した。
この膜を0.4質量%TMAH水溶液に60秒間浸漬した後、超純水で20秒間流水洗浄を行った。次いで、この膜の厚さを測定することで、現像による未露光部の膜減り度合いを評価した。この評価における膜厚は、FILMETRICS社製のF20を用いて測定した。
実施例1乃至7および比較例1乃至3の各ポジ型感光性樹脂組成物をシリコンウェハ上にスピンコータを用いて塗布した後、温度100℃で120秒間ホットプレート上においてプリベークを行い、膜厚2.5μmの塗膜を形成した。
この塗膜の表面をピンセットで触れ、ピンセットの跡がつかないものを○、跡がつくものを×とした。
実施例1乃至7および比較例1乃至3の各ポジ型感光性樹脂組成物をシリコンウェハ上にスピンコータを用いて塗布した後、温度100℃で120秒間ホットプレート上においてプリベークを行い、膜厚2.5μmの塗膜を形成した。この塗膜を230℃で30分加熱することによりポストベークを行い、膜厚2.2μmの硬化膜を形成した。
荷重500gにてこの塗膜表面に全く傷がつかない場合に用いた鉛筆の硬度を鉛筆硬度とした。
実施例1乃至7および比較例1乃至3の各ポジ型感光性組成物を石英基板上にスピンコータを用いて塗布した後、温度100℃で120秒間ホットプレート上においてプリベークを行い、膜厚2.5μmの塗膜を形成した。
この塗膜に、キャノン(株)製の紫外線照射装置PLA-600FAにより365nmにおける光強度が5.5mW/cm2の紫外線を90秒間照射した。この膜に対し、温度230℃で30分間ホットプレート上においてポストベークを行い、硬化膜を形成した。
この硬化膜を紫外線可視分光光度計((株)島津製作所製SIMADZU UV-2550型番)を用いて400nmの波長の透過率を測定した。
実施例1乃至7および比較例1乃至3の各ポジ型感光性組成物をITO基板上にスピンコータを用いて塗布した後、温度100℃で120秒間ホットプレート上においてプリベークを行い、膜厚2.5μmの塗膜を形成した。この膜に対し、温度230℃で30分間ホットプレート上においてポストベークを行い、硬化膜を形成した。
この硬化膜に縦横1mm間隔で10×10マスとなるようカッターナイフで切り込みをつけた。この切り込み上にスコッチテープを用いてセロハンテープ剥離試験を行った。100マス全て剥がれずに残っているものを○、1マスでも剥がれているものを×とした。
実施例1乃至7および比較例1乃至3の各ポジ型感光性樹脂組成物をシリコンウェハ上にスピンコータを用いて塗布した後、温度100℃で120秒間ホットプレート上においてプリベークを行い、膜厚2.5μmの塗膜を形成した。この塗膜を230℃で30分加熱することによりポストベークを行い、膜厚2.1μmの硬化膜を形成した。
この塗膜をNMP中に1分間室温にて浸漬させ、浸漬前後の膜厚変化がないものを○、膜厚の減少が見られたものを×とした。
実施例1乃至7および比較例1乃至3の各ポジ型感光性樹脂組成物をシリコンウェハ上にスピンコータを用いて塗布した後、温度100℃で120秒間ホットプレート上においてプリベークを行い膜厚2.5μmの塗膜を形成した。
この塗膜にキヤノン(株)製紫外線照射装置PLA-600FAにより365nmにおける光強度が5.5mW/cm2の紫外線を20μmのライン&スペースパターンのマスクを介して200mJ/cm2照射した。その後0.4質量%の水酸化テトラメチルアンモニウム水溶液に60秒間浸漬することで現像を行った後、超純水で20秒間流水洗浄を行うことでパターンを形成した。
作製したパターンを230℃のオーブンにて30分焼成した。20μm±2μmのラインパターンが形成できたものを○、パターンが得られなかったり、ライン幅が大きく異なったりするものを×とした。
以上の評価を行った結果を表2に示す。
Claims (11)
- 末端に不飽和結合を有する側鎖を持つアルカリ可溶性アクリル重合体と、
キノンジアジド化合物と、
シルセスキオキサンと、
溶剤とを含有することを特徴とする感光性樹脂組成物。 - 前記アルカリ可溶性アクリル重合体は、数平均分子量がポリスチレン換算で2,000乃至50,000であることを特徴とする、請求項1に記載の感光性樹脂組成物。
- 前記アルカリ可溶性アクリル重合体は、側鎖の末端がアクリロイル基、メタクリロイル基、ビニルフェニル基またはイソプロペニルフェニル基であることを特徴とする、請求項1または2に記載の感光性樹脂組成物。
- 前記キノンジアジド化合物は、前記アルカリ可溶性アクリル重合体の100質量部に対して5乃至100質量部となる量で含有されることを特徴とする、請求項1乃至3のいずれか1項に記載の感光性樹脂組成物。
- 前記シルセスキオキサンは、前記アルカリ可溶性アクリル重合体の100質量部に対して5乃至100質量部となる量で含有されることを特徴とする、請求項1乃至4のいずれか1項に記載の感光性樹脂組成物。
- 前記アルカリ可溶性アクリル重合体の100質量部に対して、さらに熱酸発生剤を0.1乃至30質量部となる量で含有することを特徴とする、請求項1乃至5のうちいずれか1項に記載の感光性樹脂組成物。
- 前記アルカリ可溶性アクリル重合体の100質量部に対して、さらにベンゼン環に直結したビニル基を2個以上有する化合物を1乃至40質量部となる量で含有することを特徴とする、請求項1乃至6のいずれか1項に記載の感光性樹脂組成物。
- 前記アルカリ可溶性アクリル重合体の100質量部に対して、さらにエポキシ基を側鎖に有するアクリル重合体を0.5乃至40質量部となる量で含有することを特徴とする、請求項1乃至7のいずれか1項に記載の感光性樹脂組成物。
- 前記アルカリ可溶性アクリル重合体の100質量部に対して、さらに密着促進剤を20質量部以下の量で含有することを特徴とする、請求項1乃至8のいずれか1項に記載の感光性樹脂組成物。
- 前記感光性樹脂組成物の100質量部に対して、さらに界面活性剤を1.0質量部以下の量で含有することを特徴とする、請求項1乃至9のいずれか1項に記載の感光性樹脂組成物。
- 請求項1乃至10のいずれか1項に記載の感光性樹脂組成物を硬化してなる膜を有することを特徴とするディスプレイ装置。
