Abstract
Disclosed is a method of determining a correction for an exposure process for exposing structures on a substrate. The method comprises obtaining metrology data relating to at least a first layer on the substrate; modeling the metrology data in accordance with a first field layout of said first layer to obtain at least one first model, the first field layout comprising one or more fields having a first field size; and determining said correction by evaluating said at least one first model in accordance with a second field layout of a second layer on the substrate, said second field layout comprising one or more fields having a second field size different from said first field size.

BACKGROUND
Field of the Invention
[0002] The present invention relates to methods of manufacture of devices by lithographic techniques. Background Art
[0003] A lithographic apparatus is a machine that applies a desired pattern onto a substrate, usually onto a target portion of the substrate. A lithographic apparatus can be used, for example, in the manufacture of integrated circuits (ICs). In that instance, a patterning device, which is alternatively referred to as a mask or a reticle, may be used to generate a circuit pattern to be formed on an individual layer of the IC. This pattern can be transferred onto a target portion (e.g., including part of, one, or several dies) on a substrate (e.g., a silicon wafer). Transfer of the pattern is typically via imaging onto a layer of radiation-sensitive material (resist) provided on the substrate. In general, a single substrate will contain a network of adjacent target portions that are successively patterned. In lithographic processes, it is desirable frequently to make measurements of the structures created, e.g., for process control and verification. Various tools for making such measurements are known, including scanning electron microscopes, which are often used to measure critical dimension (CD), and specialized tools to measure overlay, a measure of the accuracy of alignment of two layers in a device. Overlay may be described in terms of the degree of misalignment between the two layers, for example reference to a measured overlay of Inm may describe a situation where two layers are misaligned by Inm.
[0004] Recently, various forms of scatterometers have been developed for use in the lithographic field. These devices direct a beam of radiation onto a target and measure one or more properties of the scattered radiation - e.g., intensity at a single angle of reflection as a function of wavelength; intensity at one or more wavelengths as a function of reflected angle; or polarization as a function of reflected angle - to obtain a “spectrum” from which a property of interest of the target can be determined. Determination of the property of interest may be performed by various techniques: e.g., reconstruction of the target by iterative approaches such as rigorous coupled wave analysis or finite element methods; library searches; and principal component analysis.
[0005] The targets used by conventional scatterometers are relatively large, e.g., 40pm by 40pm, gratings and the measurement beam generates a spot that is smaller than the grating (i.e., the
grating is underfilled). This simplifies mathematical reconstruction of the target as it can be regarded as infinite. However, in order to reduce the size of the targets, e.g., to 10pm by 10pm or less, e.g., so they can be positioned in amongst product features, rather than in the scribe lane, metrology has been proposed in which the grating is made smaller than the measurement spot (i.e., the grating is overfilled). Typically such targets are measured using dark field scatterometry in which the zeroth order of diffraction (corresponding to a specular reflection) is blocked, and only higher orders processed. Examples of dark field metrology can be found in international patent applications WO 2009/078708 and WO 2009/106279 which documents are hereby incorporated by reference in their entirety. Further developments of the technique have been described in patent publications US20110027704A, US20110043791A and US20120242940A. The contents of all these applications are also incorporated herein by reference. Diffraction-based overlay using dark-field detection of the diffraction orders enables overlay measurements on smaller targets. These targets can be smaller than the illumination spot and may be surrounded by product structures on a wafer. Targets can comprise multiple gratings which can be measured in one image.
[0006] Different lithography apparatuses may have different associated field sizes. For example, proposed High-NA (numerical aperture) EUV (extreme ultraviolet) lithography apparatuses may use smaller fields (e.g., half-fields, being half the size of a conventional or typical field size). Other proposed apparatuses may have a larger field size than is typical (e.g., twice the present conventional field size in one or both directions of the substrate plane. These different apparatuses may be used in the manufacture of a single device, i.e., to expose different layers of the device.
[0007] It would be desirable to mitigate for the effect of different field sizes of different apparatuses used in the manufacture of a single device.
SUMMARY
[0008] In a first aspect of the invention there is provided a method of determining a correction for an exposure process for exposing structures on a substrate; the method comprising: obtaining metrology data relating to at least a first layer on the substrate; modeling the metrology data in accordance with a first field layout of said first layer to obtain at least one first model, the first field layout comprising one or more fields having a first field size; and determining said correction by evaluating said at least one first model in accordance with a second field layout of a second layer on the substrate, said second field layout comprising one or more fields having a second field size different from said first field size.
[0009] In a second aspect of the invention there is provided a method of determining a measurement scheme strategy defining a first measurement scheme for measurement of a first field size and a second measurement scheme for measuring a second field size, the second field size being
smaller than the first field size, the measurement scheme strategy being for use when a plurality of fractional fields of the second field size are aligned with a full field of the first field size in different respective layers on a substrate; the method comprising: determining the first measurement scheme to comprise a plurality of, substantially non -overlapping, repetitions of the second measurement scheme.
[001 ] In another aspect a computer program comprising processor readable instructions which, when run on suitable processor controlled apparatus, cause the processor controlled apparatus to perform the method of the first or second aspect and a computer program carrier comprising such a computer program. DETAILED DESCRIPTION OF EXEMPLARY EMBODIMENTS
[0013] Before describing embodiments of the invention in detail, it is instructive to present an example environment in which embodiments of the present invention may be implemented.
[0014] Figure 1 schematically depicts a lithographic apparatus LA. The apparatus includes an illumination optical system (illuminator) IL configured to condition a radiation beam B (e.g., UV radiation or DUV radiation), a patterning device support or support structure (e.g., a mask
table) MT constructed to support a patterning device (e.g., a mask) MA and connected to a first positioner PM configured to accurately position the patterning device in accordance with certain parameters; a substrate table (e.g., a wafer table) WT constructed to hold a substrate (e.g., a resist coated wafer) W and connected to a second positioner PW configured to accurately position the substrate in accordance with certain parameters; and a projection optical system (e.g., a refractive projection lens system) PS configured to project a pattern imparted to the radiation beam B by patterning device MA onto a target portion C (e.g., including one or more dies) of the substrate W.
[0015] The illumination optical system may include various types of optical components, such as refractive, reflective, magnetic, electromagnetic, electrostatic or other types of optical components, or any combination thereof, for directing, shaping, or controlling radiation.
[0016] The patterning device support holds the patterning device in a manner that depends on the orientation of the patterning device, the design of the lithographic apparatus, and other conditions, such as for example whether or not the patterning device is held in a vacuum environment. The patterning device support can use mechanical, vacuum, electrostatic or other clamping techniques to hold the patterning device. The patterning device support may be a frame or a table, for example, which may be fixed or movable as required. The patterning device support may ensure that the patterning device is at a desired position, for example with respect to the projection system. Any use of the terms “reticle” or “mask” herein may be considered synonymous with the more general term “patterning device.”
[0017] The term “patterning device” used herein should be broadly interpreted as referring to any device that can be used to impart a radiation beam with a pattern in its cross-section such as to create a pattern in a target portion of the substrate. It should be noted that the pattern imparted to the radiation beam may not exactly correspond to the desired pattern in the target portion of the substrate, for example if the pattern includes phase -shifting features or so called assist features. Generally, the pattern imparted to the radiation beam will correspond to a particular functional layer in a device being created in the target portion, such as an integrated circuit.
[0018] The patterning device may be transmissive or reflective. Examples of patterning devices include masks, programmable mirror arrays, and programmable LCD panels. Masks are well known in lithography, and include mask types such as binary, alternating phase -shift, and attenuated phase-shift, as well as various hybrid mask types. An example of a programmable mirror array employs a matrix arrangement of small mirrors, each of which can be individually tilted so as to reflect an incoming radiation beam in different directions. The tilted mirrors impart a pattern in a radiation beam, which is reflected by the mirror matrix.
[0019] As here depicted, the apparatus is of a transmissive type (e.g., employing a transmissive mask). Alternatively, the apparatus may be of a reflective type (e.g., employing a programmable mirror array of a type as referred to above, or employing a reflective mask).
[0020] The lithographic apparatus may also be of a type wherein at least a portion of the substrate may be covered by a liquid having a relatively high refractive index, e.g., water, so as to fill a space between the projection system and the substrate. An immersion liquid may also be applied to other spaces in the lithographic apparatus, for example, between the mask and the projection system. Immersion techniques are well known in the art for increasing the numerical aperture of projection systems. The term “immersion” as used herein does not mean that a structure, such as a substrate, must be submerged in liquid, but rather only means that liquid is located between the projection system and the substrate during exposure.
[0021] Referring to Figure 1, the illuminator IL receives a radiation beam from a radiation source SO. The source and the lithographic apparatus may be separate entities, for example when the source is an excimer laser. In such cases, the source is not considered to form part of the lithographic apparatus and the radiation beam is passed from the source SO to the illuminator IL with the aid of a beam delivery system BD including, for example, suitable directing mirrors and/or a beam expander. In other cases the source may be an integral part of the lithographic apparatus, for example when the source is a mercury lamp. The source SO and the illuminator IL, together with the beam delivery system BD if required, may be referred to as a radiation system.
[0022] The illuminator IL may include an adjuster AD for adjusting the angular intensity distribution of the radiation beam. Generally, at least the outer and/or inner radial extent (commonly referred to as o-outer and o-inner, respectively) of the intensity distribution in a pupil plane of the illuminator can be adjusted. In addition, the illuminator IL may include various other components, such as an integrator IN and a condenser CO. The illuminator may be used to condition the radiation beam, to have a desired uniformity and intensity distribution in its cross section.
[0023] The radiation beam B is incident on the patterning device (e.g., mask) MA, which is held on the patterning device support (e.g., mask table MT), and is patterned by the patterning device. Having traversed the patterning device (e.g., mask) MA, the radiation beam B passes through the projection optical system PS, which focuses the beam onto a target portion C of the substrate W, thereby projecting an image of the pattern on the target portion C. With the aid of the second positioner PW and position sensor IF (e.g., an interferometric device, linear encoder, 2-D encoder or capacitive sensor), the substrate table WT can be moved accurately, e.g., so as to position different target portions C in the path of the radiation beam B. Similarly, the first positioner PM and another position sensor (which is not explicitly depicted in Figure 1) can be used to accurately position the patterning device (e.g., mask) MA with respect to the path of the radiation beam B, e.g., after mechanical retrieval from a mask library, or during a scan.
[0024] Patterning device (e.g., mask) MA and substrate W may be aligned using mask alignment marks Ml, M2 and substrate alignment marks Pl, P2. Although the substrate alignment marks as illustrated occupy dedicated target portions, they may be located in spaces between target
portions (these are known as scribe-lane alignment marks). Similarly, in situations in which more than one die is provided on the patterning device (e.g., mask) MA, the mask alignment marks may be located between the dies. Small alignment markers may also be included within dies, in amongst the device features, in which case it is desirable that the markers be as small as possible and not require any different imaging or process conditions than adjacent features. The alignment system, which detects the alignment markers is described further below.
[0025] Lithographic apparatus LA in this example is of a so-called dual stage type which has two substrate tables WTa, WTb and two stations - an exposure station and a measurement station - between which the substrate tables can be exchanged. While one substrate on one substrate table is being exposed at the exposure station, another substrate can be loaded onto the other substrate table at the measurement station and various preparatory steps carried out. The preparatory steps may include mapping the surface control of the substrate using a level sensor LS and measuring the position of alignment markers on the substrate using an alignment sensor AS. This enables a substantial increase in the throughput of the apparatus.
[0026] The depicted apparatus can be used in a variety of modes, including for example a step mode or a scan mode. The construction and operation of lithographic apparatus is well known to those skilled in the art and need not be described further for an understanding of the present invention. [0027] As shown in Figure 2, the lithographic apparatus LA forms part of a lithographic system, referred to as a lithographic cell LC or a lithocell or cluster. The lithographic cell LC may also include apparatus to perform pre- and post-exposure processes on a substrate. Conventionally these include spin coaters SC to deposit resist layers, developers DE to develop exposed resist, chill plates CH and bake plates BK. A substrate handler, or robot, RO picks up substrates from input/output ports I/O 1 , 1/O2, moves them between the different process apparatus and delivers then to the loading bay LB of the lithographic apparatus. These devices, which are often collectively referred to as the track, are under the control of a track control unit TCU which is itself controlled by the supervisory control system SCS, which also controls the lithographic apparatus via lithography control unit LACU. Thus, the different apparatus can be operated to maximize throughput and processing efficiency.
[0028] A metrology apparatus suitable for use in embodiments of the invention is shown in Figure 3(a). A target T and diffracted rays of measurement radiation used to illuminate the target are illustrated in more detail in Figure 3(b). The metrology apparatus illustrated is of a type known as a dark field metrology apparatus. The metrology apparatus may be a stand-alone device or incorporated in either the lithographic apparatus LA, e.g., at the measurement station, or the lithographic cell LC. An optical axis, which has several branches throughout the apparatus, is represented by a dotted line O. In this apparatus, light emitted by source 11 (e.g., a xenon lamp) is directed onto substrate W via a beam splitter 15 by an optical system comprising lenses 12, 14 and objective lens 16. These lenses are arranged in a double sequence of a 4F arrangement.
A different lens arrangement can be used, provided that it still provides a substrate image onto a detector, and simultaneously allows for access of an intermediate pupil-plane for spatial- frequency filtering. Therefore, the angular range at which the radiation is incident on the substrate can be selected by defining a spatial intensity distribution in a plane that presents the spatial spectrum of the substrate plane, here referred to as a (conjugate) pupil plane. In particular, this can be done by inserting an aperture plate 13 of suitable form between lenses 12 and 14, in a plane which is a back -projected image of the objective lens pupil plane. In the example illustrated, aperture plate 13 has different forms, labeled 13N and 13S, allowing different illumination modes to be selected. The illumination system in the present examples forms an off-axis illumination mode. In the first illumination mode, aperture plate 13N provides off-axis from a direction designated, for the sake of description only, as ‘north’. In a second illumination mode, aperture plate 13S is used to provide similar illumination, but from an opposite direction, labeled ‘south’. Other modes of illumination are possible by using different apertures, such as those which enable simultaneous illumination and detection from two opposing directions in combination with optical wedges to separate the resultant images. The rest of the pupil plane is desirably dark as any unnecessary light outside the desired illumination mode will interfere with the desired measurement signals.
[0029] As shown in Figure 3(b), target T is placed with substrate W normal to the optical axis O of objective lens 16. The substrate W may be supported by a support (not shown). A ray of measurement radiation I impinging on target T from an angle off the axis O gives rise to a zeroth order ray (solid line 0) and two first order rays (dot-chain line +1 and double dot-chain line -1). It should be remembered that with an overfilled small target, these rays are just one of many parallel rays covering the area of the substrate including metrology target T and other features. Since the aperture in plate 13 has a finite width (necessary to admit a useful quantity of light, the incident rays I will in fact occupy a range of angles, and the diffracted rays 0 and +1/-1 will be spread out somewhat. According to the point spread function of a small target, each order +1 and -1 will be further spread over a range of angles, not a single ideal ray as shown. Note that the grating pitches of the targets and the illumination angles can be designed or adjusted so that the first order rays entering the objective lens are closely aligned with the central optical axis. The rays illustrated in Figure 3(a) and 3(b) are shown somewhat off axis, purely to enable them to be more easily distinguished in the diagram.
[0030] At least the 0 and +1 orders diffracted by the target T on substrate W are collected by objective lens 16 and directed back through beam splitter 15. Returning to Figure 3(a), both the first and second illumination modes are illustrated, by designating diametrically opposite apertures labeled as north (N) and south (S). When the incident ray I of measurement radiation is from the north side of the optical axis, that is when the first illumination mode is applied using aperture plate 13N, the +1 diffracted rays, which are labeled +1(N), enter the objective lens 16. In
contrast, when the second illumination mode is applied using aperture plate 13S the -1 diffracted rays (labeled -1(S)) are the ones which enter the lens 16.
[0031] A second beam splitter 17 divides the diffracted beams into two measurement branches. In a first measurement branch, optical system 18 forms a diffraction spectrum (pupil plane image) of the target on first sensor 19 (e.g. a CCD or CMOS sensor) using the zeroth and first order diffractive beams. Each diffraction order hits a different point on the sensor, so that image processing can compare and contrast orders. The pupil plane image captured by sensor 19 can be used for focusing the metrology apparatus and/or normalizing intensity measurements of the first order beam. The pupil plane image can also be used for many measurement purposes such as reconstruction.
[0032] In the second measurement branch, optical system 20, 22 forms an image of the target T on sensor 23 (e.g. a CCD or CMOS sensor). In the second measurement branch, an aperture stop 21 is provided in a plane that is conjugate to the pupil-plane. Aperture stop 21 functions to block the zeroth order diffracted beam so that the image of the target formed on sensor 23 is formed only from the -1 or +1 first order beam. The images captured by sensors 19 and 23 are output to processor PU which processes the image, the function of which will depend on the particular type of measurements being performed. Note that the term ‘image’ is used here in abroad sense. An image of the grating lines as such will not be formed, if only one of the -1 and +1 orders is present.
[0033] The particular forms of aperture plate 13 and field stop 21 shown in Figure 3 are purely examples. In another embodiment of the invention, on-axis illumination of the targets is used and an aperture stop with an off-axis aperture is used to pass substantially only one first order of diffracted light to the sensor. In yet other embodiments, 2nd, 3rd and higher order beams (not shown in Figure 3) can be used in measurements, instead of or in addition to the first order beams.
[0034] In order to make the measurement radiation adaptable to these different types of measurement, the aperture plate 13 may comprise a number of aperture patterns formed around a disc, which rotates to bring a desired pattern into place. Note that aperture plate 13N or 13S can only be used to measure gratings oriented in one direction (X or Y depending on the set-up). For measurement of an orthogonal grating, rotation of the target through 90° and 270° might be implemented. Different aperture plates are shown in Figures 3(c) and (d). The use of these, and numerous other variations and applications of the apparatus are described in prior published applications, mentioned above.
[0035] It is known to use an apparatus such as illustrated in Figure 3(a) to measure overlay. To achieve this, overlay targets may be printed on a wafer in two layers. One method of overlay metrology (sometimes referred to as micro -diffraction based overlay (pDBO) infers overlay from an asymmetry imbalance in complementary diffraction orders from targets comprising a respective
grating in each layer. Typically, in pDBO the gratings have the same single pitch in each layer, though there may be an imposed bias between the two targets.
[0036] In the manufacture of complex devices, typically many lithographic patterning steps are performed, thereby forming functional features in successive layers on the substrate. A critical aspect of performance of the lithographic apparatus is therefore the ability to place the applied pattern correctly and accurately in relation to features laid down in previous layers (by the same apparatus or a different lithographic apparatus). For this purpose, the substrate is provided with one or more sets of marks. Each mark is a structure whose position can be measured at a later time using a position sensor, typically an optical position sensor. The position sensor may be referred to as “alignment sensor” and marks may be referred to as “alignment marks”.
[0037] A lithographic apparatus may include one or more (e.g. a plurality of) alignment sensors by which positions of alignment marks provided on a substrate can be measured accurately. Alignment (or position) sensors may use optical phenomena such as diffraction and interference to obtain position information from alignment marks formed on the substrate. An example of an alignment sensor used in current lithographic apparatus is based on a self-referencing interferometer as described in US6961116. Various enhancements and modifications of the position sensor have been developed, for example as disclosed in US2015261097A1. The contents of all of these publications are incorporated herein by reference.
[0038] A mark, or alignment mark, may comprise a series of bars formed on or in a layer provided on the substrate or formed (directly) in the substrate. The bars may be regularly spaced and act as grating lines so that the mark can be regarded as a diffraction grating with a well-known spatial period (pitch). Depending on the orientation of these grating lines, a mark may be designed to allow measurement of a position along the X axis, or along the Y axis (which is oriented substantially perpendicular to the X axis). A mark comprising bars that are arranged at +45 degrees and/or -45 degrees with respect to both the X- and Y -axes allows for a combined X- and Y- measurement using techniques as described in US2009/195768A, which is incorporated by reference.
[0039] The alignment sensor scans each mark optically with a spot of radiation to obtain a periodically varying signal, such as a sine wave. The phase of this signal is analyzed, to determine the position of the mark and, hence, of the substrate relative to the alignment sensor, which, in turn, is fixated relative to a reference frame of a lithographic apparatus. So-called coarse and fine marks may be provided, related to different (coarse and fine) mark dimensions, so that the alignment sensor can distinguish between different cycles of the periodic signal, as well as the exact position (phase) within a cycle. Marks of different pitches may also be used for this purpose.
[0040] Measuring the position of the marks may also provide information on a deformation of the substrate on which the marks are provided, for example in the form of a wafer grid. Deformation
of the substrate may occur by, for example, electrostatic clamping of the substrate to the substrate table and/or heating of the substrate when the substrate is exposed to radiation.
[0041] Figure 3(e) is a schematic block diagram of an embodiment of a known alignment sensor AS, such as is described, for example, in US6961116, and which is incorporated by reference. This means that the field size will be different through the stack, or at least in one or some layers of the stack. In other words, while the die layout should of course remain the same through the stack, this same die layout may be printed with different field layouts in different layers through the stack.
[0051] An issue arises when lithographic apparatuses having different field sizes are used to expose different layers of the same device and intra-field alignment is required. Optionally, each of these models may be further determined per scan direction. A combination step COMB may combine the model parameters of different substrates and/or lots. The unconstrained model parameters UNC MOD PAR are used by the lithographic apparatus LA in an exposure step EXP to evaluate both the first layer and second layer models MOD EV. Note that this is in contrast to other methods where the combination step comprises a conversion to constrained correction parameters per field of the second layer, which are forwarded to the lithographic apparatus, such that the constrained second layer model (only) is evaluated on the exposure grid. Instead, here the model evaluation step MOD EV comprises evaluating both the first layer model and second layer model on the second layer field layout to determine positional corrections CORR for subsequent exposures. As such, in the proposed method, models of both layers are evaluated, rather than an evaluation of only the second layer.
[0069] The specific examples given are only a few examples for which the methods disclosed herein are applicable. The total distortion can be described by a combination of these shapes or k-parameters. These additional higher order shapes or k-parameters are created when adjusting field-size. The introduction of additional higher order shapes will result in an overlay penalty, as they typically cannot be completely corrected for.

[0088] For best performance and greatest suppression of additional high order modeling parameters, a condition for a minimum field size may be met based on the grid element size, ratio of fractional fields to a full-field and the modeling order of the model used to model the measurement data. The minimum field size may be defined by a scaling factor in each direction for which the full field is divided into fractional fields. Where the grid element size of the reference grid (e.g., alignment grid or modeling grid) is [a, b], where a is the size of the grid element in the X- direction perpendicular to the scanning direction (in the substrate plane) and b is the size of the grid element in the Y -direction or scanning direction, the full field size condition when the full field is divided into multiple fractional fields in the Y direction may be:
where a* < a, My is the number of fractional fields aligned to a full field in the Y direction and nn may be any value above a minimum value determined by the modeling order (i.e., the order of the alignment or k-parameter model to be fitted to the measurement data) plus one. Therefore, the minimum value of nn will be 2 for 1st order modeling, 3 for 2nd order modeling, 4 for 3rd order modelling etc. .

[0092] While the marks and targets (the terms may be considered synonymous) described above are metrology marks/targets specifically designed and formed for the purposes of measurement, in other embodiments, properties may be measured on targets which are functional parts of devices formed on the substrate. Many devices have regular, grating-like structures. The terms ‘target grating’ and ‘target’ as used herein do not require that the structure has been provided specifically for the measurement being performed. Further, pitch P of the metrology targets is close to the resolution limit of the optical system of the scatterometer, but may be much larger than the dimension of typical product features made by lithographic process in the target portions C. In practice the lines and/or spaces of the overlay gratings within the targets may be made to include smaller structures similar in dimension to the product features.
[0093] In association with the physical grating structures of the targets as realized on substrates and patterning devices, an embodiment may include a computer program containing one or more sequences of machine-readable instructions describing methods of measuring targets on a substrate and/or analyzing measurements to obtain information about a lithographic process. This computer program may be executed for example within unit PU in the apparatus of Figure 3 and/or the control unit LACU of Figure 2. There may also be provided a data storage medium (e.g., semiconductor memory, magnetic or optical disk) having such a computer program stored therein. Where an existing metrology apparatus, for example of the type shown in Figure 3, is already in production and/or in use, the invention can be implemented by the provision of updated computer program products for causing a processor to perform the methods disclosed herein.
[0094] While the embodiments disclosed above are described in terms of diffraction based overlay measurements (e.g., measurements made using the second measurement branch of the apparatus shown in Figure 3(a)), in principle the same models can be used for pupil based overlay measurements (e.g., measurements made using the first measurement branch of the apparatus shown in Figure 3(a)). Consequently, it should be appreciated that the concepts described herein are equally applicable to diffraction based overlay measurements and pupil based overlay measurements.
[0095] Although specific reference may have been made above to the use of embodiments of the invention in the context of optical lithography, it will be appreciated that the invention may be used in other applications, for example imprint lithography, and where the context allows, is not limited to optical lithography. In imprint lithography a topography in a patterning device defines the pattern created on a substrate. The topography of the patterning device may be pressed into a layer of resist supplied to the substrate whereupon the resist is cured by applying
electromagnetic radiation, heat, pressure or a combination thereof. The patterning device is moved out of the resist leaving a pattern in it after the resist is cured.
[0096] The terms “radiation” and “beam” used herein encompass all types of electromagnetic radiation, including ultraviolet (UV) radiation (e.g., having a wavelength of or about 365, 355, 248, 193, 157 or 126 nm) and extreme ultra-violet (EUV) radiation (e.g., having a wavelength in the range of 5-20 nm), as well as particle beams, such as ion beams or electron beams.

1. A method of determining a correction for an exposure process for exposing structures on a substrate; the method comprising: obtaining metrology data relating to at least a first layer on the substrate; modeling the metrology data in accordance with a first field layout of said first layer to obtain at least one first model, the first field layout comprising one or more fields having a first field size; and determining said correction by evaluating said at least one first model in accordance with a second field layout of a second layer on the substrate, said second field layout comprising one or more fields having a second field size different from said first field size.
2. A method according to clause 1, wherein said first field size is determined by an exposure field area of a first lithographic apparatus used to expose said first layer, and said second field size is determined by an exposure field area of a second lithographic apparatus used to expose said second layer.
3. A method according to clause 1 or 2, wherein said metrology data comprises alignment data and said correction comprises a positional correction for exposure of said second layer.
4. A method according to clause 1 or 2, wherein said metrology data comprises overlay data; wherein said modeling the metrology data in accordance with a first field layout comprises determining said at least one first model relating to said first layer and at least one second model relating to said second layer; and wherein said determining a correction comprises determining a correction by evaluating said at least one first model and said at least one second model in accordance with the second field layout.
5. A method according to any preceding clause, wherein said first field layout and said second field layout each cover the same area of the substrate, divided into a respective different number of fields per field layout.
6. A method according to any preceding clause, wherein each said model comprises an intra-field model.
7. A method according to any preceding clause, wherein said first field layout comprises two fields and said second field layout comprises one field.
8. A method according to any of clauses 1 to 6, wherein said second field layout comprises two fields and said first field layout comprises one field.
9. A method according to any preceding clause, wherein said first field layout comprises at least one first field exposed using a first reticle and at least one second field exposed using a second reticle, different to said first reticle; wherein said modeling step comprises fitting a first model to said metrology data relating to said at least one first field and a second model to said metrology data relating to said at least one second field; and wherein said determining said correction step comprises evaluating said first model and said second model in accordance with said second field layout.
10. A method according to any of clauses 1 to 8, wherein said metrology data relates to two first layers, each comprising a respective different field layout, wherein said modeling the metrology data in accordance with a first field layout comprises determining said at least one first model relating to a first of said respective different field layouts and at least one second model relating to a second of said respective different field layouts; and wherein said determining a correction comprises determining a correction by evaluating said at least one first model and said at least one second model in accordance with the second field layout.
11. A method according to clause 10, wherein said second field layout is the same as one of said respective different field layouts.
12. A method according to any preceding clause, comprising performing an exposure of said second layer in accordance with said correction.
13. A method according to clause in any preceding clause, wherein said second layer overlays said first layer.
14. A method according to clause 13, wherein said second layer directly overlays said first layer.
15. A method according to clause 13, wherein there is one or more intervening layers between said first layer and second layer.
16. A method according to clause in any preceding clause, wherein said first field size is larger than said second field size.
17. A method according to clause in any of clauses 1 to 15, wherein said first field size is smaller than said second field size.
18. A method according to clause in any preceding clause, wherein said metrology data is obtained in accordance with a first measurement scheme for the larger of the first field size and second field size and a second measurement scheme for the smaller of the first field size and second field size; wherein said first measurement scheme comprises at least a subset of measurement locations selected from a plurality of, substantially non -overlapping, repetitions of the second measurement scheme.
19. A method of determining a measurement scheme strategy defining a first measurement scheme for measurement of a first field size and a second measurement scheme for measuring a second field size, the second field size being smaller than the first field size, the measurement scheme strategy being for use when a plurality of fractional fields of the second field size are aligned with a full field of the first field size in different respective layers on a substrate; the method comprising: determining the first measurement scheme to comprise at least a subset of measurement locations selected from a plurality of, substantially non-overlapping, repetitions of the second measurement scheme.
20. A method according to clause 18 or 19, wherein each repetition of the second measurement scheme comprised within the first measurement scheme is a lateral translation of each of the other repetitions of the second measurement scheme comprised within the first measurement scheme.
21. A method according to any of clauses 18 to 20, wherein the number of repetitions of the second measurement scheme comprised within the first measurement scheme equals the number of multiple fractional fields being aligned with a full field.
22. A method according to any of clauses 18 to 21, wherein the number of measurement locations of the first measurement scheme comprises the product of the number of multiple fractional fields being aligned with a full field and the number of measurement locations of the second measurement scheme.
23. A method according to any of clauses 18 to 22, wherein each measurement scheme describes the number and positions of measurement locations within each respective field.
24. A method according to any of clauses 18 to 23, wherein a maximum dimension for said first field size in each direction of the substrate plane that is divided into multiple fractional fields for a layer comprising the second field size, is equal to the dimension, in said scanning direction, of said grid element scaled by a scaling factor dependent on the number of fractional fields being aligned with a full field in the respective direction and the order of model being fitted to the resultant metrology data measured in accordance with the first measurement scheme and/or second measurement scheme.
25. A method according to clause 24, wherein said scaling factor comprises one minus the reciprocal of the product of the number of fractional fields being aligned with a full field and the order of model being fitted to the resultant metrology data.
26. A method according to any of clauses 18 to 25, wherein a maximum dimension for said first field size in a direction of a substrate plane that is not divided into multiple fractional fields for a layer comprising the second field size, is equal to the dimension, in said non-scanning direction, of a grid element of a reference grid according to which the fields are exposed
27. A method according to any of clauses 18 to 26, wherein said full field is below said fractional fields on said substrate.
28. A method according to any of clauses 18 to 26, wherein said fractional fields are below said full field on said substrate.
29. A method according to any of clauses 18 to 28, wherein said plurality of substantially non-overlapping, repetitions of the second measurement scheme are repeated in each direction of the substrate plane for which the multiple fractional fields extend for a layer comprising the second field size.
30. A method according to any of clauses 19 to 29, wherein said first field size is dependent on an exposure field area of a first lithographic apparatus used to expose said first layer, and said second field size is dependent on an exposure field area of a second lithographic apparatus used to expose said second layer.
31. A method according to any of clauses 19 to 30, wherein said metrology data comprises alignment data.
32. A method according to any of clauses 19 to 30, wherein said metrology data comprises overlay data.
33. A method according to any of clauses 19 to 32, wherein said full field and said cover an overlapping area of the substrate with said fractional fields.
34. A method according to any of clauses 19 to 33, comprising, obtaining metrology data from said substrate in accordance with said first measurement scheme and/or second measurement scheme;
fitting at least an intra-field model to said metrology data; and determining a positional correction for an exposure from said model.
35. A computer program comprising program instructions operable to perform the method of any preceding clause, when run on a suitable apparatus.
36. A non-transient computer program carrier comprising the computer program of clause 35.
37. A processing arrangement comprising: a non-transient computer program carrier comprising a computer program comprising program instructions operable to perform the method of any of clauses 1 to 12, when run on a suitable apparatus; and a processor operable to run the computer program comprised on said non-transient computer program carrier.
38. One or more lithographic apparatuses, each said one or more lithographic apparatuses comprising: a patterning device support for supporting a patterning device; a substrate support for supporting the substrate; and a projection system operable to perform at least one of said first exposure and said second exposure; wherein said one or more lithographic apparatuses comprise the processing arrangement of clause 37.
39. An integrated circuit manufactured using the method of any of clauses 1 to 34.
[00100] The breadth and scope of the present invention should not be limited by any of the abovedescribed exemplary embodiments, but should be defined only in accordance with the following claims and their equivalents.
Claims
1. A method of determining a correction for an exposure process for exposing structures on a substrate; the method comprising: obtaining metrology data relating to at least a first layer on the substrate; modeling the metrology data in accordance with a first field layout of said first layer to obtain at least one first model, the first field layout comprising one or more fields having a first field size; and determining said correction by evaluating said at least one first model in accordance with a second field layout of a second layer on the substrate, said second field layout comprising one or more fields having a second field size different from said first field size.
2. A method as claimed in claim 1, wherein said first field size is determined by an exposure field area of a first lithographic apparatus used to expose said first layer, and said second field size is determined by an exposure field area of a second lithographic apparatus used to expose said second layer.
3. A method as claimed in claim 1 or 2, wherein said metrology data comprises alignment data and said correction comprises a positional correction for exposure of said second layer.
4. A method as claimed in claim 1 or 2, wherein said metrology data comprises overlay data; wherein said modeling the metrology data in accordance with a first field layout comprises determining said at least one first model relating to said first layer and at least one second model relating to said second layer; and wherein said determining a correction comprises determining a correction by evaluating said at least one first model and said at least one second model in accordance with the second field layout.
5. A method as claimed in any preceding claim, wherein said first field layout and said second field layout each cover the same area of the substrate, divided into a respective different number of fields per field layout.
6. A method as claimed in any preceding claim, wherein each said model comprises an intra-field model.
7. A method as claimed in any preceding claim, wherein said first field layout comprises two fields and said second field layout comprises one field.
8. A method as claimed in any of claims 1 to 6. wherein said second field layout comprises two fields and said first field layout comprises one field.
9. A method as claimed in any preceding claim, wherein said first field layout comprises at least one first field exposed using a first reticle and at least one second field exposed using a second reticle, different to said first reticle; wherein said modeling step comprises fitting a first model to said metrology data relating to said at least one first field and a second model to said metrology data relating to said at least one second field; and wherein said determining said correction step comprises evaluating said first model and said second model in accordance with said second field layout.
10. A method as claimed in any of claims 1 to 8, wherein said metrology data relates to two first layers, each comprising a respective different field layout, wherein said modeling the metrology data in accordance with a first field layout comprises determining said at least one first model relating to a first of said respective different field layouts and at least one second model relating to a second of said respective different field layouts; and wherein said determining a correction comprises determining a correction by evaluating said at least one first model and said at least one second model in accordance with the second field layout.
11. A method as claimed in claim 10, wherein said second field layout is the same as one of said respective different field layouts.
12. A method as claimed in any preceding claim, comprising performing an exposure of said second layer in accordance with said correction.
13. A computer program comprising program instructions operable to perform the method of any preceding clause, when run on a suitable apparatus.
14. A processing arrangement comprising: a non-transient computer program carrier comprising a computer program comprising program instructions operable to perform the method of any of claims 1 to 12, when run on a suitable apparatus; and a processor operable to run the computer program comprised on said non-transient computer program carrier.
15. One or more lithographic apparatuses, each said one or more lithographic apparatuses comprising:
a paterning device support for supporting a paterning device; a substrate support for supporting the substrate; and a projection system operable to perform at least one of said first exposure and said second exposure; wherein said one or more lithographic apparatuses comprise the processing arrangement of claim 14.
