Abstract
Description
本実施形態に係る研磨用組成物は、ゼータ電位が-5mV以下である砥粒を含む。ゼータ電位が-5mV以下である砥粒として、アニオン修飾されたシリカであってもよい。シリカはコロイダルシリカであってもよい。すなわち、砥粒は、アニオン修飾コロイダルシリカであってもよい。
本実施形態に係る研磨用組成物に使用される砥粒は、pH7以下で、-5mV以下のゼータ電位を示すものであることが好ましい。砥粒のゼータ電位は、研磨速度向上の観点から、-10mV以下であることが好ましく、-13mV以下であることがより好ましい。また、砥粒のゼータ電位は、ディフェクト低減の観点から、-60mV以上であることが好ましく、-50mV以上であることがより好ましく、-30mV以上であることがさらに好ましい。コロイダルシリカがこのような範囲のゼータ電位を有していることにより、窒化ケイ素に対する研磨速度を向上させつつ、研磨用組成物を用いて研磨した後の研磨対象物の表面に発生しうるスクラッチなどのディフェクトを抑えることができる。
コロイダルシリカの製造方法としては、ケイ酸ソーダ法、ゾルゲル法が挙げられ、いずれの製造方法で製造されたコロイダルシリカであっても、本発明のコロイダルシリカとして好適に用いられる。しかしながら、金属不純物低減の観点から、ゾルゲル法により製造されたコロイダルシリカが好ましい。ゾルゲル法によって製造されたコロイダルシリカは、半導体中に拡散性のある金属不純物や塩化物イオン等の腐食性イオンの含有量が少ないため好ましい。ゾルゲル法によるコロイダルシリカの製造は、従来公知の手法を用いて行うことができ、具体的には、加水分解可能なケイ素化合物(例えば、アルコキシシラン又はその誘導体)を原料とし、加水分解・縮合反応を行うことにより、コロイダルシリカを得ることができる。
使用するコロイダルシリカの種類は特に限定されないが、例えば、表面修飾したコロイダルシリカの使用が可能である。コロイダルシリカの表面修飾は、例えば、コロイダルシリカの表面に有機酸の官能基を化学的に結合させること、すなわち有機酸の固定化により行うことができる。または、アルミニウム、チタン又はジルコニウムなどの金属、あるいはそれらの酸化物をコロイダルシリカと混合してシリカ粒子の表面にドープさせることによりコロイダルシリカの表面修飾を行うことができる。
本発明の研磨用組成物中、砥粒の平均一次粒子径の下限は、1nm以上であることが好ましく、5nm以上であることがより好ましく、7nm以上であることがさらに好ましい。また、本発明の研磨用組成物中、コロイダルシリカの平均一次粒子径の上限は、100nm以下であること好ましく、50nm以下であることがより好ましく、30nm以下であることがさらに好ましく、20nm以下が特に好ましい。このような範囲であれば、研磨用組成物を用いて研磨した後の研磨対象物の表面に発生しうるスクラッチなどのディフェクトを抑えることができる。なお、コロイダルシリカの平均一次粒子径は、例えば、BET法で測定されるコロイダルシリカの比表面積に基づいて算出される。
本発明の研磨用組成物中、砥粒の平均二次粒子径の下限は、2nm以上であることが好ましく、10nm以上であることがより好ましく、15nm以上であることがさらに好ましく、20nm以上であることが特に好ましい。また、本発明の研磨用組成物中、コロイダルシリカの平均一次粒子径の上限は、200nm以下であることが好ましく、100nm以下であることがより好ましく、80nm以下であることがさらに好ましく、40nm以下であることが特に好ましい。このような範囲であれば、研磨用組成物を用いて研磨した後の研磨対象物の表面に発生しうるスクラッチなどのディフェクトを抑えることができる。
砥粒の平均会合度は、好ましくは5.0以下であり、より好ましくは4.0以下であり、さらにより好ましくは3.0以下である。コロイダルシリカの平均会合度が小さくなるにつれて、研磨用組成物を用いて研磨対象物を研磨することにより表面欠陥の少ない研磨面を得られやすい。また、砥粒の平均会合度は、好ましくは1.0以上であり、より好ましくは1.5以上である。砥粒の平均会合度が大きくなるにつれて、研磨用組成物による研磨対象物の除去速度が向上する利点がある。なお、砥粒の平均会合度は、砥粒の平均二次粒子径の値を平均一次粒子径の値で除することにより得られる。
本発明において、砥粒の形状は、特に制限されず、球状又は非球形状のどちらであってもよいが、非球状であるのが好ましい。非球形状の具体例としては、三角柱や四角柱等の多角柱状、円柱状、円柱の中央部が端部よりも膨らんだ俵状、円盤の中央部が貫通しているドーナツ状、板状、中央部にくびれを有する(例えば、2つの球が互いに接合され、その接合部がくびれのように細くせばまっている)繭型形状、複数の粒子が一体化している会合型球形状、表面に複数の突起を有する金平糖形状、ラグビーボール形状等、数珠つなぎ型形状など、種々の形状が挙げられ、特に制限されない。
砥粒の含有量の下限は、研磨用組成物に対して、0.1質量%以上であることが好ましく、0.3質量%以上であることがより好ましく、0.5質量%以上であることがさらに好ましい。また、砥粒の含有量の上限は、研磨用組成物に対して、20質量%以下であることが好ましく、10質量%以下であることがより好ましく、2質量%以下であることがさらに好ましい。このような範囲であると、研磨速度をより向上することができる。なお、研磨用組成物が2種以上の砥粒を含む場合には、砥粒の含有量はこれらの合計量を意味する。
なお、本実施形態による研磨用組成物は、砥粒として、ゼータ電位が-5mV以下であるシリカ(例えば、アニオン修飾コロイダルシリカ)と、シリカ以外の他の砥粒とを含んでいてもよい。または、研磨用組成物は、ゼータ電位が-5mV以下である、シリカ以外の他の砥粒を含んでもよい。他の砥粒として、例えば、アルミナ粒子、ジルコニア粒子、チタニア粒子等の金属酸化物粒子が挙げられる。
本実施形態に係る研磨用組成物は、液状媒体を含むことができる。研磨用組成物の各成分(例えば、アニオン修飾コロイダルシリカ、カチオン性界面活性剤、pH調整剤などの添加剤)を分散又は溶解するための分散媒又は溶媒として機能する。液状媒体としては水、有機溶剤があげられ、1種を単独で用いることができるし、2種以上を混合して用いることができるが、水を含有することが好ましい。ただし、各成分の作用を阻害することを防止するという観点から、不純物をできる限り含有しない水を用いることが好ましい。具体的には、イオン交換樹脂にて不純物イオンを除去した後にフィルタを通して異物を除去した純水や超純水、あるいは蒸留水が好ましい。
本実施形態に係る研磨用組成物は、pHの値が7以下であることが好ましく、5以下であることがより好ましく、4以下であることがさらに好ましく、3以下であることが特に好ましい。また、pHの値は0.5以上であることが好ましく、1以上であることがより好ましく、1.8以上であることがさらに好ましい。研磨用組成物が酸性であれば、窒化ケイ素膜の研磨速度を向上させることができる。上記したpHの値を実現するため、研磨用組成物はpH調整剤を含んでもよい。
本実施形態に係る研磨用組成物にはカチオン性界面活性剤含む。カチオン性界面活性剤は、研磨後の研磨対象物の研磨表面に親水性を付与する作用を有しているので、研磨後の研磨対象物の洗浄効率を良好にし、汚れの付着等を抑制することができる。
本実施形態に係る研磨用組成物は、ディフェクト低減剤を含んでもよい。研磨用組成物にディフェクト低減剤を添加することにより、研磨用組成物を用いて研磨した後の研磨対象物の表面に発生しうるスクラッチなどのディフェクトを抑えることができる。ディフェクト低減剤として好ましくは水溶性高分子である。
水溶性高分子としては、ポリビニルアルコール(PVA)、ポリビニルピロリドン(PVP)、ポリエチレングリコール(PEG)、ポリプロピレングリコール、ポリブチレングリコール、オキシエチレン(EO)とオキシプロピレン(PO)の共重合体、メチルセルロース、ヒドロキシエチルセルロース、デキストリン、プルラン等のノニオン性高分子、ポリアクリル酸、カルボキシメチルセルロース、ポリビニルスルホン酸、ポリアネトールスルホン酸、ポリスチレンスルホン酸等のアニオン性高分子、ポリエチレンイミン、ポリビニルイミダゾール、ポリアリルアミン等のカチオン性高分子のいずれも使用可能である。これらの水溶性高分子は、1種を単独で用いてもよいし、2種以上を組み合わせて用いてもよい。研磨対象物の表面に発生しうるスクラッチなどのディフェクトを抑えることができるという観点から、水溶性高分子の中でもポリビニルアルコール(PVA)、ポリビニルピロリドン(PVP)、ポリアクリル酸、ポリスチレンスルホン酸が好ましく、ポリアクリル酸、ポリスチレンスルホン酸がさらに好ましく、ポリスチレンスルホン酸が特に好ましい。
本実施形態に係る研磨用組成物は、酸化剤を含んでもよい。研磨対象物にシリコン、例えばPoly-Si(多結晶シリコン)が含まれる場合は、研磨用組成物に酸化剤を添加することにより、研磨速度を調整することができる。すなわち、研磨用組成物に添加する酸化剤の種類を選択することで、Poly-Siの研磨速度を早くしたり、遅くしたりできる。酸化剤の具体例としては、過酸化水素、過酢酸、過炭酸塩、過酸化尿素、過塩素酸、過硫酸塩等があげられる。過硫酸塩の具体例としては、過硫酸ナトリウム、過硫酸カリウム、過硫酸アンモニウム等があげられる。これら酸化剤は、1種を単独で用いてもよいし、2種以上を組み合わせて用いてもよい。これらの酸化剤の中でも、過硫酸塩、過酸化水素が好ましく、特に好ましいのは過酸化水素である。
本実施形態に係る研磨用組成物は、錯化剤を含んでもよい。研磨用組成物に錯化剤を添加することにより、研磨用組成物による研磨対象物の研磨速度を向上させることができる。錯化剤は、研磨対象物の表面を化学的にエッチングする作用を有する。
研磨用組成物は、防カビ剤、防腐剤を含んでもよい。防カビ剤、防腐剤の具体例としては、イソチアゾリン系防腐剤(例えば2-メチル-4-イソチアゾリン-3-オン、5-クロロ-2-メチル-4-イソチアゾリン-3-オン)、パラオキシ安息香酸エステル類、フェノキシエタノールがあげられる。これらの防カビ剤、防腐剤は、1種を単独で用いてもよいし、2種以上を組み合わせて用いてもよい。
本実施形態に係る研磨用組成物の製造方法は、ゼータ電位が-5mV以下である砥粒と、カチオン性界面活性剤と、液状媒体とを混合する工程を含む。例えば、砥粒としてアニオン修飾されたコロイダルシリカと、カチオン性界面活性剤としてアミンオキシドと、必要に応じて各種添加剤(例えば、pH調整剤、水溶性高分子、酸化剤、錯化剤、防カビ剤、防腐剤等)とを、水等の液状媒体中で攪拌、混合することによって、本実施形態に係る研磨用組成物を製造することができる。混合時の温度は特に限定されるものではないが、例えば10℃以上40℃以下が好ましく、溶解速度を向上させるために加熱してもよい。また、混合時間も特に限定されない。
本実施形態に係る研磨用組成物は、窒化ケイ素膜の研磨速度の向上が可能である。このため、研磨対象物は窒化ケイ素膜であることが好ましい。ただし、研磨対象物の種類は窒化ケイ素膜に限定されるものではないが、単体シリコン、窒化ケイ素膜以外のシリコン化合物、金属等であってもよい。単体シリコンとしては、例えば単結晶シリコン、ポリシリコン、アモルファスシリコン等があげられる。また、シリコン化合物としては、例えば、二酸化ケイ素、炭化ケイ素等があげられる。二酸化ケイ素は、テトラエトキシシラン((Si(OC2H5)4))を用いて形成される膜であってもよい。シリコン化合物膜には、比誘電率が3以下の低誘電率膜が含まれる。さらに、金属としては、例えば、タングステン、銅、アルミニウム、ハフニウム、コバルト、ニッケル、チタン、タンタル、金、銀、白金、パラジウム、ロジウム、ルテニウム、イリジウム、オスミウム等があげられる。これらの金属は、合金又は金属化合物の形態で含まれていてもよい。
研磨装置の構成は特に限定されるものではないが、例えば、研磨対象物を有する基板等を保持するホルダーと、回転速度を変更可能なモータ等の駆動部と、研磨パッド(研磨布)を貼り付け可能な研磨定盤と、を備える一般的な研磨装置を使用することができる。研磨パッドとしては、一般的な不織布、ポリウレタン、多孔質フッ素樹脂等を特に制限なく使用することができる。研磨パッドには、液状の研磨用組成物が溜まるような溝加工が施されているものを使用することができる。
本実施形態に係る半導体基板の製造方法は、上記の研磨用組成物を用いて、半導体基板の表面を研磨する工程を含む。この工程における研磨の方法は、例えば<研磨方法>の欄に記載した通りである。
(実施例1~11)
下記の表1に示すように、ゼータ電位が-5mV以下である砥粒と、カチオン性界面活性剤と、液状媒体である水とを攪拌、混合して、混合液を作成した。作成した混合液にpH調整剤を加えて、実施例1~6の研磨用組成物を製造した。なお、表1中、「-」はその成分を用いなかったこと、又は、単位が無いことを示す。
表1に示す種類、濃度等の各成分を用い、各研磨用組成物のpHを表1に示す値に調整したこと以外は、実施例1~11と同様に操作して、各研磨用組成物を調製した。
実施例1~11及び比較例1~3の研磨用組成物を用いて、下記の研磨条件で直径200mmのシリコンウェーハの研磨を行った。
・研磨装置:アプライド・マテリアルズ製200mm用CMP片面研磨装置 Mirra
・研磨パッド:ニッタ・ハース株式会社製 硬質ポリウレタンパッド IC1010
・研磨圧力:1psi(1psi=6894.76Pa)
・研磨定盤回転数:107rpm
・ヘッド回転数:113rpm
・研磨用組成物の供給:掛け流し
・研磨用組成物供給量:200mL/分
・研磨時間:60秒間
上記研磨がなされた後の研磨済窒化ケイ素基板について、洗浄用組成物として酸性タイプの界面活性剤(MCX-SDR4、三菱ケミカル株式会社製)を用い、研磨に用いた定盤上で、圧力をかけながら、下記条件で、研磨済窒化ケイ素基板をこする洗浄方法によって洗浄した。
・洗浄装置:アプライド・マテリアルズ製200mm用CMP片面研磨装置 Mirra
・ヘッド回転数:60rpm
・定盤回転数:50rpm
・洗浄圧力:1psi
・洗浄用組成物の種類:酸性タイプ界面活性剤(MCX-SDR4 三菱ケミカル株式会社製)
・洗浄用組成物の供給量:1000mL/min
・洗浄時間:60秒間
研磨済のウェハーについて、0.13μm以上の欠陥数を測定した。欠陥数の測定にはKLA TENCOR社製ウェハー欠陥検査装置SP-2を使用した。測定は、研磨済のウェハーの外周端部から幅5mmの部分(外周端部を0mmとしたときに、幅0mmから幅5mmまでの部分)を除外した残りの部分について測定を行った。欠陥数が少ないほど、表面の傷、荒れ、残渣数が少なく、表面の乱れが小さいことを意味する。
実施例1と比較例1は、研磨用組成物がカチオン性界面活性剤を含むか否かの点で互いに異なる。実施例1の研磨用組成物はカチオン性界面活性剤を含み、比較例1の研磨用組成物はカチオン性界面活性剤を含まない。それ以外の点は、実施例1と比較例1とにおいて同じである。実施例1、比較例1から、研磨用組成物にカチオン性界面活性剤を添加すると、添加しない場合と比べて、窒化ケイ素の研磨速度が高くなる(向上する)ことが確認された。
実施例1、2は、研磨用組成物のpHが互いに異なる。実施例1の研磨用組成物のpHは4であり、実施例2の研磨用組成物のpHは2である。それ以外の点は、実施例1、2において同じである。実施例1、2から、研磨用組成物のpH4よりもpH2の方が、窒化ケイ素の研磨速度が高いことが確認された。
実施例2、3は、研磨用組成物におけるカチオン性界面活性剤の濃度が互いに異なる。実施例2の濃度は1g/Lであり、実施例3の濃度は0.1g/Lである。それ以外の点は実施例2、3において同じである。実施例2、3から、研磨用組成物におけるカチオン性界面活性剤の濃度が高い方が、窒化ケイ素の研磨速度が高くなることが確認された。
実施例2、4は、カチオン性界面活性剤の種類が互いに異なる。実施例2のカチオン性界面活性剤はN,N-ジメチルデシルアミンN-オキシドであり、実施例4のカチオン性界面活性剤はN,N-ジメチルドデシルアミンN-オキシドである。それ以外の点は、実施例2、4において同じである。実施例2、4から、カチオン性界面活性剤として、N,N-ジメチルデシルアミンN-オキシド、N,N-ジメチルドデシルアミンN-オキシドのいずれを用いた場合でも、砥粒の濃度が同じであり、カチオン性界面活性剤を用いない場合(比較例1)と比べて、窒化ケイ素の研磨速度が高いことが確認された。
実施例5と比較例2は、研磨用組成物がカチオン性界面活性剤を含むか否かの点で互いに異なる。実施例5の研磨用組成物はカチオン性界面活性剤を含み、比較例2の研磨用組成物はカチオン性界面活性剤を含まない。それ以外の点は、実施例5と比較例2とにおいて同じである。実施例5、比較例2から、研磨用組成物にカチオン性界面活性剤を添加すると、添加しない場合と比べて、窒化ケイ素の研磨速度が高くなる(向上する)ことが確認された。
実施例5、6、7は、研磨用組成物のディフェクト低減剤が互いに異なる。実施例5の研磨用組成物はディフェクト低減剤を含まないものであり、実施例6、7の研磨用組成物はディフェクト低減剤として、ポリビニルピロリドン(重量平均分子量Mw:8000)、ポリビニルピロリドン(重量平均分子量Mw:40000)を0.01g/L含む。実施例5、6、7から、ディフェクト低減剤が含まれる方が、窒化ケイ素上のディフェクトが少ないことが確認された。
実施例5、8は、研磨用組成物のディフェクト低減剤が互いに異なる。実施例5の研磨用組成物はディフェクト低減剤を含まないものであり、実施例8の研磨用組成物はディフェクト低減剤として、ポリスチレンスルホン酸(重量平均分子量Mw:10000)を0.01g/L含む。実施例5、8から、ディフェクト低減剤が含まれる方が、窒化ケイ素上のディフェクトが少ないことが確認された。
実施例5、9は、研磨用組成物のディフェクト低減剤が互いに異なる。実施例5の研磨用組成物はディフェクト低減剤を含まないものであり、実施例9の研磨用組成物はディフェクト低減剤として、ポリビニルアルコール(重量平均分子量Mw:10000)を0.01g/L含む。実施例5、9から、ディフェクト低減剤が含まれる方が、窒化ケイ素上のディフェクトが少ないことが確認された。
実施例5、10は、研磨用組成物のディフェクト低減剤が互いに異なる。実施例5の研磨用組成物はディフェクト低減剤を含まないものであり、実施例10の研磨用組成物はディフェクト低減剤として、ポリアクリル酸(重量平均分子量Mw:5000)を0.01g/L含む。実施例5、10から、ディフェクト低減剤が含まれる方が、窒化ケイ素上のディフェクトが少ないことが確認された。
実施例5、11は、研磨用組成物のpHが互いに異なる。実施例5の研磨用組成物のpHは2であり、実施例11の研磨用組成物のpHは1.5である。それ以外の点は、実施例5、11において同じである。実施例5、11から、研磨用組成物のpH1.5よりもpH2の方が、窒化ケイ素上のディフェクトが少ないことが確認された。
Claims (14)
- ゼータ電位が-5mV以下である砥粒と、
カチオン性界面活性剤と、を含む研磨用組成物。 - pHが7以下である、請求項1に記載の研磨用組成物。
- pHが2以上4以下である、請求項1に記載の研磨用組成物。
- 前記カチオン性界面活性剤は、アミンオキシドを含む、請求項1又は2に記載の研磨用組成物。
- 前記カチオン性界面活性剤は、ジメチルアミンオキシドを含む、請求項1又は2に記載の研磨用組成物。
- ディフェクト低減剤をさらに含む、請求項1又は2に記載の研磨用組成物。
- 前記砥粒の二次粒子径(D50)は、20nm以上80nm以下である、請求項1又は2に記載の研磨用組成物。
- 前記砥粒は、アニオン修飾されたシリカを含む、請求項1又は2に記載の研磨用組成物。
- 前記シリカは、表面に有機酸が固定されたシリカである、請求項8に記載の研磨用組成物。
- 前記シリカは、コロイダルシリカである、請求項8に記載の研磨用組成物。
- 窒化ケイ素膜を含む研磨対象物を研磨する用途で使用される、請求項1又は2に記載の研磨用組成物。
- 請求項1又は2に記載の研磨用組成物の製造方法であって、
ゼータ電位が-5mV以下である前記砥粒と、前記カチオン性界面活性剤と、液状媒体とを混合する工程を含む、研磨用組成物の製造方法。 - 請求項1又は2に記載の研磨用組成物を用いて、窒化ケイ素を含む研磨対象物を研磨する工程を含む、研磨方法。
- 請求項1又は2に記載の研磨用組成物を用いて、窒化ケイ素膜を含む半導体基板を研磨する工程を含む、半導体基板の製造方法。
