Abstract

L’invention concerne des cellules solaires (photovoltaïques) à hétérojonction nanotube de carbone-sur silicium qui présentent des rendements modérés (> 7 %) et une excellente stabilité à l’air en intégrant une nanotechnologie avec la technologie du silicium. Le procédé de fabrication est simple et évolutif, impliquant un transfert de solution d’un film uniforme monocouche ou multicouche de nanotubes de carbone sur une surface de silicium pour former des hétérojonctions (p-n) avec une densité élevée, et ne nécessite pas de séparation des nanotubes métalliques et semi-conducteurs. Les nanotubes dans les cellules contribuent à plusieurs procédés qui sont critiques en termes d’amélioration du rendement, en tant que composant d’hétérojonction pour une séparation de charge, que réseau percolé hautement conducteur pour un transport de charge et qu’électrode transparente pour un éclairage lumineux et le stockage de charge. Des expériences témoins indiquent que la présence de nanotubes semi-conducteurs est importante pour augmenter les densités et les rendements de courant.
