Abstract
耐熱性に優れて加熱時に発生するガスを低減でき、有機溶媒やアルカリに対する溶解速度が速く、しかもアルカリ現像性に優れた重合体を提供する。N-置換マレイミド及び/又は2-(ヒドロキシアルキル)アクリル酸エステルのエーテルダイマーである特定構造の化合物、ビニルトルエン、及び、酸基を有する単量体を必須成分として共重合してなる新規な重合体を見出した。
