Claims (8)
- (A) 질소함유 양이온성 계면활성제 및 질소함유 양성(兩性) 계면활성제 중에서 선택되는 적어도 1종, 및 (B) 음이온성 계면활성제를 함유하는 수성용액으로 이루어지는 리소그래피용 세정제.
- 제 1항에 있어서,질소함유 양이온성 계면활성제 및 질소함유 양성 계면활성제 중에서 선택되는 적어도 1종과, 음이온성 계면활성제를, 리소그래피용 세정제 중, 각각 1ppm ~ 1질량%의 농도로 함유하는 것을 특징으로 하는 리소그래피용 세정제.
- 제 1항 또는 제 2항에 있어서,(A)성분이, 탄소원자 8 ~ 20의 알킬기 또는 히드록시알킬기를 가지는 아민, 또는 그 염, 제4암모늄염 혹은 아민옥시드 화합물 중에서 선택되는 적어도 1종인 것을 특징으로 하는 리소그래피용 세정제.
- 제 1항 내지 제 3항 중 어느 한 항에 있어서,(B)성분이, 수산기 또는 카르복실기를 가지고 있어도 되고, 알킬사슬의 도중에 페닐렌기 또는 산소원자를 개재하고 있어도 되고, 탄소원자 8 ~ 20의 직쇄형상 또는 분기형상 알킬기를 가지는 고급지방산염, 알킬설페이트, 알킬설포네이트, 및 알킬포스페이트 중에서 선택되는 적어도 1종의 중화염인 것을 특징으로 하는 리소그래피용 세정제.
- 제 1항 내지 제 4항 중 어느 한 항에 있어서,수성용액이 수용액인 것을 특징으로 하는 리소그래피용 세정제.
- 제 1항 내지 제 4항 중 어느 한 항에 있어서,수성용액이 물과 수혼화성 유기용제의 혼합물을 용매로 한 용액인 것을 특징으로 하는 리소그래피용 세정제.
- (1) 기판 위에 포토레지스트막을 형성하는 공정,(2) 상기의 포토레지스트막에 대해서, 마스크 패턴을 개재해서 선택적으로 노광시키는 공정,(3) 상기의 노광시킨 포토레지스트막을 노광 후 가열하는 공정,(4) 상기의 노광 후 가열한 포토레지스트막을 알칼리현상해서 레지스트 패턴을 형성하는 공정, 및(5) 상기의 (4)공정에서 얻은 레지스트 패턴을 제 1항 내지 제 6항 중 어느 한 항에 기재된 리소그래피용 세정제와 접촉시키는 공정을 순차적으로 실행하는 것을 특징으로 하는 레지스트 패턴 형성방법.
- 제 7항에 있어서,(5)공정을 실행한 다음에, 부가해서 (6)공정으로서, 순수를 이용해서 린스처리하는 공정을 실행하는 것을 특징으로 하는 레지스트 패턴 형성방법.
