- 에폭시 수지, 경화제, 충진제, 분산제 및 경화 촉진제를 포함하고, 상기 충진제는 구상 알루미나 총 중량을 기준으로 평균 입경이 2 ㎛ 미만인 구상 알루미나 10 내지 25 중량%, 평균 입경이 2 ㎛ 이상 20 ㎛ 미만인 구상 알루미나 10 내지 40 중량%, 평균 입경이 20 ㎛ 이상 40 ㎛ 미만인 구상 알루미나 10 내지 20 중량%, 평균 입경이 40 ㎛ 이상 60 ㎛ 미만인 구상 알루미나 30 내지 40 중량% 및 평균 입경이 60 ㎛ 이상인 구상 알루미나 4 내지 15 중량%를 포함하는 에폭시 수지 조성물.

- 제1항에 있어서, 상기 구상 알루미나의 입도분포 간 함량비(중량비)는 평균 입경이 60 ㎛ 이상인 구상 알루미나와 평균 입경이 20 ㎛ 이상 40 ㎛ 미만인 구상 알루미나의 함량비(중량비)가 0.2 내지 1.5 : 1, 평균 입경이 60 ㎛ 이상인 구상 알루미나와 평균 입경이 40 ㎛ 이상 60 ㎛ 미만인 구상 알루미나의 함량비(중량비)가 0.1 내지 0.5 : 1, 및 평균 입경이 60 ㎛ 이상인 구상 알루미나와 평균 입경이 2 ㎛ 미만인 구상 알루미나의 함량비(중량비)가 0.1 내지 1.5 : 1 중 하나 이상인 에폭시 수지 조성물.
- 제1항에 있어서, 상기 구상 알루미나의 비표면적은 1 내지 10 ㎡/g이고, 불순물 함량은 10 내지 20 ppm인 에폭시 수지 조성물.
- 제1항에 있어서, 상기 에폭시 수지 조성물 총 중량을 기준으로, 상기 에폭시 수지 1 내지 10 중량%, 경화제 1 내지 10 중량%, 충진제 80 내지 97 중량%, 분산제 0.01 내지 5 중량% 및 경화 촉진제 0.01 내지 5 중량%를 포함하는 에폭시 수지 조성물.
- 제1항에 있어서, 상기 분산제는 양이온성 고분자, 음이온성 고분자 및 음이온성 올리고머로 이루어진 군에서 선택되는 1종 이상인 에폭시 수지 조성물.
- 제6항에 있어서, 상기 양이온성 고분자는 알킬 암모늄염 구조를 포함하는 고분자인 에폭시 수지 조성물.
- 제7항에 있어서, 상기 알킬 암모늄염 구조를 포함하는 고분자의 아민가는 30 내지 50mg KOH/g인 에폭시 수지 조성물.
- 제7항에 있어서, 상기 알킬 암모늄염 구조를 포함하는 고분자의 산가는 20 내지 40mg KOH/g인 에폭시 수지 조성물.
- 제1항 내지 제9항 중 어느 한 항에 따른 에폭시 수지 조성물을 이용하여 봉지된 것을 특징으로 하는 반도체 소자.
