- 제 1항에 있어서, 상기 제 1 에폭시 수지 성분과 제 2 에폭시 수지 성분의 합계 함량이 5 내지 15 중량%인 것을 특징으로 하는 반도체 소자 봉지용 에폭시 수지 조성물.
- 제 1항에 있어서, 상기 제 1 에폭시 수지 성분과 제 2 에폭시 수지 성분의 에폭시 당량이 150 내지 250g/eq을 특징으로 하는 반도체 소자 봉지용 에폭시 수지 조성물.
- 삭제
- 제 1항에 있어서, 페놀 수지계 경화제, 경화촉진제, 무기충진제, 적어도 2종 이상의 이형제, 착색제 및 커플링제를 추가로 포함하는 것을 특징으로 하는 반도체 봉지용 에폭시 수지 조성물.
- 제 8항에 있어, 무기 충진제가 70 내지 90 중량%인 것을 특징으로 하는 반도체 봉지용 에폭시 수지 조성물.
- 제 8항에 있어, 페놀 수지계 경화제는 단량체당 2개 이상의 페놀성 수산기를 갖는 페놀수지인 것을 특징으로 하는 반도체 봉지용 에폭시 수지 조성물.
- 제 8항에 있어, 적어도 2종 이상의 이형제는 천연 왁스 및 합성 왁스를 포함하는 것을 특징으로 하는 반도체 봉지용 에폭시 수지 조성물.
- 제1항, 제3항 내지 제6항, 제8항 내지 제11항 중 어느 한 항에 따른 에폭시 수지 조성물로 봉지된 것을 특징으로 하는 반도체.
